Associative memory by virtual oscillator network based on single spin-torque oscillator.

ABSTRACT: A coupled oscillator network may be able to perform an energy-efficient associative memory operation. However, its realization has been difficult because inhomogeneities unavoidably arise among the oscillators during fabrication and lead to an unreliable operation. This issue could be resolved if the oscillator network were able to be formed from a single oscillator. Here, we performed numerical simulations and theoretical analyses on an associative memory operation that uses a virtual oscillator network based on a spin-torque oscillator. The virtual network combines the concept of coupled oscillators with that of feedforward neural networks. Numerical experiments demonstrate successful associations of 60-pixel patterns with various memorized patterns. Moreover, the origin of the associative memory is shown to be forced synchronization driven by feedforward input, where phase differences among oscillators are fixed and correspond to the colors of the pixels in the pattern.

Scaling up electrically synchronized spin torque oscillator networks.

Project description:Synchronized nonlinear oscillators networks are at the core of numerous families of applications including phased array wave generators and neuromorphic pattern matching systems. In these devices, stable synchronization between large numbers of nanoscale oscillators is a key issue that remains to be demonstrated. Here, we show experimentally that synchronized spin-torque oscillator networks can be scaled up. By increasing the number of synchronized oscillators up to eight, we obtain that the emitted power and the quality factor increase linearly with the number of oscillators. Even more importantly, we demonstrate that the stability of synchronization in time exceeds 1.6 milliseconds corresponding to 105 periods of oscillation. Our study demonstrates that spin-torque oscillators are suitable for applications based on synchronized networks of oscillators.

Input-driven chaotic dynamics in vortex spin-torque oscillator.

Project description:A new research topic in spintronics relating to the operation principles of brain-inspired computing is input-driven magnetization dynamics in nanomagnet. In this paper, the magnetization dynamics in a vortex spin-torque oscillator driven by a series of random magnetic field are studied through a numerical simulation of the Thiele equation. It is found that input-driven synchronization occurs in the weak perturbation limit, as found recently. As well, chaotic behavior is newly found to occur in the vortex core dynamics for a wide range of parameters, where synchronized behavior is disrupted by an intermittency. Ordered and chaotic dynamical phases are examined by evaluating the Lyapunov exponent. The relation between the dynamical phase and the computational capability of physical reservoir computing is also studied.

Granular vortex spin-torque nano oscillator for reservoir computing.

Project description:In this paper, we investigate the granularity in the free layer of the magnetic tunnel junctions (MTJ) and its potential to function as a reservoir for reservoir computing where grains act as oscillatory neurons while the device is in the vortex state. The input of the reservoir is applied in the form of a magnetic field which can pin the vortex core into different grains of the device in the magnetic vortex state. The oscillation frequency and MTJ resistance vary across different grains in a non-linear fashion making them great candidates to be served as the reservoir's outputs for classification objectives. Hence, we propose an experimentally validated area-efficient single granular vortex spin-torque nano oscillator (GV-STNO) device in which pinning sites work as random reservoirs that can emulate neuronal functions. We harness the nonlinear oscillation frequency and resistance exhibited by the vortex core granular pinning of the GV-STNO reservoir computing system to demonstrate waveform classification.

A high-speed single sideband generator using a magnetic tunnel junction spin torque nano-oscillator.

Project description:An important property of spin-torque nano-oscillators (STNOs) is their ability to produce a frequency modulated (FM) signal, which is very critical for communication applications. We here demonstrate a novel single sideband (SSB) modulation phenomenon using a magnetic tunnel junction (MTJ)-based STNO, which saves transmission bandwidth and in principle should minimize attenuation for wireless communication. Experimentally, lower single sidebands (LSSBs) have been successfully demonstrated over a wide range of modulation frequency, f m = 150 MHz-1 GHz. The observed LSSBs are determined by the intrinsic properties of the device, which can be modeled well by a nonlinear frequency and amplitude modulation formulation and reproduced in macrospin simulations. Moreover, our macrospin simulation results show that the range of modulation current and modulation frequency for generating SSBs can be controlled by the field-like torque and biasing conditions.

Microwave magnetic field modulation of spin torque oscillator based on perpendicular magnetic tunnel junctions.

Project description:Modulation of a microwave signal generated by the spin-torque oscillator (STO) based on a magnetic tunnel junction (MTJ) with perpendicularly magnetized free layer is investigated. Magnetic field inductive loop was created during MTJ fabrication process, which enables microwave field application during STO operation. The frequency modulation by the microwave magnetic field of up to 3 GHz is explored, showing a potential for application in high-data-rate communication technologies. Moreover, an inductive loop is used for self-synchronization of the STO signal, which after field-locking, exhibits significant improvement of the linewidth and oscillation power.

Self-Injection Locking of a Vortex Spin Torque Oscillator by Delayed Feedback.

Project description:The self-synchronization of spin torque oscillators is investigated experimentally by re-injecting its radiofrequency (rf) current after a certain delay time. We demonstrate that the integrated power and spectral linewidth are improved for optimal delays. Moreover by varying the phase difference between the emitted power and the re-injected one, we find a clear oscillatory dependence on the phase difference with a 2π periodicity of the frequency of the oscillator as well as its power and linewidth. Such periodical behavior within the self-injection regime is well described by the general model of nonlinear auto-oscillators including not only a delayed rf current but also all spin torque forces responsible for the self-synchronization. Our results reveal new approaches for controlling the non-autonomous dynamics of spin torque oscillators, a key issue for rf spintronics applications as well as for the development of neuro-inspired spin-torque oscillators based devices.

Ampere-Oersted field splitting of the nonlinear spin-torque vortex oscillator dynamics.

Project description:We investigate the impact of the DC current-induced Ampère-Oersted field on the dynamics of a vortex based spin-torque nano-oscillator. In this study we compare micromagnetic simulations performed using mumax[Formula: see text] and our analytical model based on the Thiele equation approach. The latter is improved by adding two important corrections to the Thiele equation approach. The first is related to the magneto-static contribution and depends on the aspect ratio of the magnetic dot. The second is a full analytical description of the Ampère-Oersted field contribution. The model describes quantitatively the simulation results in the resonant regime as well as the impact of the Ampère-Oersted field. Depending on the relative orientation between the vortex in-plane curling magnetisation (chirality) and the Ampère-Oersted field a strong splitting phenomenon appears in the fundamental properties (frequency and vortex core position) of the nano-oscillator. Thus, we show that the Ampère-Oersted field should not be neglected as it has a high impact on the spin-torque vortex oscillator dynamics.

Emulation of Astrocyte Induced Neural Phase Synchrony in Spin-Orbit Torque Oscillator Neurons.

Project description:Astrocytes play a central role in inducing concerted phase synchronized neural-wave patterns inside the brain. In this article, we demonstrate that injected radio-frequency signal in underlying heavy metal layer of spin-orbit torque oscillator neurons mimic the neuron phase synchronization effect realized by glial cells. Potential application of such phase coupling effects is illustrated in the context of a temporal "binding problem." We also present the design of a coupled neuron-synapse-astrocyte network enabled by compact neuromimetic devices by combining the concepts of local spike-timing dependent plasticity and astrocyte induced neural phase synchrony.

Extremely Coherent Microwave Emission from Spin Torque Oscillator Stabilized by Phase Locked Loop.

Project description:Spin torque oscillator (STO) has been attracting a great deal of attention as a candidate for the next generation microwave signal sources for various modern electronics systems since its advent. However, the phase noise of STOs under free running oscillation is still too large to be used in practical microwave applications, thus an industrially viable means to stabilize its oscillation has been strongly sought. Here we demonstrate implementation of a phase locked loop using a STO as a voltage controlled oscillator (VCO) that generates a 7.344 GHz microwave signal stabilized by a 153 MHz reference signal. Spectrum measurement showed successful phase locking of the microwave signal to the reference signal, characterized by an extremely narrow oscillation peak with a linewidth of less than the measurement limit of 1 Hz. This demonstration should be a major breakthrough toward various practical applications of STOs.

In-Memory Mathematical Operations with Spin-Orbit Torque Devices.

Project description:Analog arithmetic operations are the most fundamental mathematical operations used in image and signal processing as well as artificial intelligence (AI). In-memory computing (IMC) offers a high performance and energy-efficient computing paradigm. To date, in-memory analog arithmetic operations with emerging nonvolatile devices are usually implemented using discrete components, which limits the scalability and blocks large scale integration. Here, a prototypical implementation of in-memory analog arithmetic operations (summation, subtraction and multiplication) is experimentally demonstrated, based on in-memory electrical current sensing units using spin-orbit torque (SOT) devices. The proposed structures for analog arithmetic operations are smaller than the state-of-the-art complementary metal oxide semiconductor (CMOS) counterparts by several orders of magnitude. Moreover, data to be processed and computing results can be locally stored, or the analog computing can be done in the nonvolatile SOT devices, which are exploited to experimentally implement the image edge detection and signal amplitude modulation with a simple structure. Furthermore, an artificial neural network (ANN) with SOT devices based synapses is constructed to realize pattern recognition with high accuracy of ≈95%.
