ABSTRACT: The author reviews contribution of Gakushuin University group to the progress of the quantum transport in semiconductor two-dimensional electron systems (2DES) for forty years from the birth of the 2DES in middle of the 1960s till the finding of temperature dependent collapse of the quantized Hall resistance in the beginning of this century.

Deterministic strain-induced arrays of quantum emitters in a two-dimensional semiconductor.

Project description:An outstanding challenge in quantum photonics is scalability, which requires positioning of single quantum emitters in a deterministic fashion. Site positioning progress has been made in established platforms including defects in diamond and self-assembled quantum dots, albeit often with compromised coherence and optical quality. The emergence of single quantum emitters in layered transition metal dichalcogenide semiconductors offers new opportunities to construct a scalable quantum architecture. Here, using nanoscale strain engineering, we deterministically achieve a two-dimensional lattice of quantum emitters in an atomically thin semiconductor. We create point-like strain perturbations in mono- and bi-layer WSe2 which locally modify the band-gap, leading to efficient funnelling of excitons towards isolated strain-tuned quantum emitters that exhibit high-purity single photon emission. We achieve near unity emitter creation probability and a mean positioning accuracy of 120±32 nm, which may be improved with further optimization of the nanopillar dimensions.

On the direct insulator-quantum Hall transition in two-dimensional electron systems in the vicinity of nanoscaled scatterers.

Project description:A direct insulator-quantum Hall (I-QH) transition corresponds to a crossover/transition from the insulating regime to a high Landau level filling factor ? > 2 QH state. Such a transition has been attracting a great deal of both experimental and theoretical interests. In this study, we present three different two-dimensional electron systems (2DESs) which are in the vicinity of nanoscaled scatterers. All these three devices exhibit a direct I-QH transition, and the transport properties under different nanaoscaled scatterers are discussed.

Two-Dimensional Plasmons in Laterally Confined 2D Electron Systems.

Project description:The collective oscillations of charge density (plasmons) in conductive solids are basic excitations that determine the dynamic response of the system. In infinite two-dimensional (2D) electron systems, plasmons have gapless dispersion covering a broad spectral range from subterahertz to infrared, which is promising in light-matter applications. We discuss the state-of-the-art physics of 2D plasmons, especially in confined 2D electron systems in stripe and disk geometry, using the simplest approach for conductivity. When the metal gate is placed in the vicinity of the 2D electron system, an analytical description of the plasmon frequency and damping can be easily obtained. We also analyze gated plasmons in the disk when it was situated at various distances from the gate, and discuss in detail the nontrivial behavior of the damping. We predict that it is not a simple sum of the radiative and collisional dampings, but has a nonmonotonic dependence on the system parameters. For high-mobility 2D systems, this opens the way to achieve the maximal quality factor of plasma resonances. Lastly, we discuss the recently discovered near-gate 2D plasmons propagating along the laterally confined gate, even without applied bias voltage and having gapless dispersion when the gate has the form of a stripe, and discrete spectrum when the gate is in the form of disk. It allows for one to drive the frequency and spatial propagation of such plasmons.

Two-dimensional electronic transport and surface electron accumulation in MoS2.

Project description:Because the surface-to-volume ratio of quasi-two-dimensional materials is extremely high, understanding their surface characteristics is crucial for practically controlling their intrinsic properties and fabricating p-type and n-type layered semiconductors. Van der Waals crystals are expected to have an inert surface because of the absence of dangling bonds. However, here we show that the surface of high-quality synthesized molybdenum disulfide (MoS2) is a major n-doping source. The surface electron concentration of MoS2 is nearly four orders of magnitude higher than that of its inner bulk. Substantial thickness-dependent conductivity in MoS2 nanoflakes was observed. The transfer length method suggested the current transport in MoS2 following a two-dimensional behavior rather than the conventional three-dimensional mode. Scanning tunneling microscopy and angle-resolved photoemission spectroscopy measurements confirmed the presence of surface electron accumulation in this layered material. Notably, the in situ-cleaved surface exhibited a nearly intrinsic state without electron accumulation.

Thermal transport of Josephson junction based on two-dimensional electron gas.

Project description:We study the phase-dependent thermal transport of a short temperature-biased Josephson junction based on two-dimensional electron gas (2DEG) with both Rashba and Dresselhaus couplings. Except for thermal equilibrium temperature T, characters of thermal transport can also be manipulated by interaction parameter h0 and the parameter [Formula: see text] . A larger value and a sharper switching behavior of thermal conductance can be obtained if h0 takes suitable values and [Formula: see text] is larger. Finally, we propose a possible experimental setup based on the discussed Josephson junction and find that the temperature of the right superconducting electrode TR is influenced by the same three parameters in a similar way with thermal conductance. This setup may provide a valid method to select moderately-doped 2DEG materials and superconducting electrodes to control the change of temperature and obtain an efficient temperature regulator.

3/2 fractional quantum Hall plateau in confined two-dimensional electron gas.

Project description:Even-denominator fractional quantum Hall (FQH) states, such as 5/2 and 7/2, have been well known in a two-dimensional electron gas (2DEG) for decades and are still investigated as candidates of non-Abelian statistics. In this paper, we present the observation of a 3/2 FQH plateau in a single-layer 2DEG with lateral confinement at a bulk filling factor of 5/3. The 3/2 FQH plateau is quantized at [Formula: see text] within 0.02%, and can survive up to 300 mK. This even-denominator FQH plateau may imply intriguing edge structure and excitation in FQH system with lateral confinement. The observations in this work demonstrate that understanding the effect of the lateral confinement on the many-body system is critical in the pursuit of important theoretical proposals involving edge physics, such as the demonstration of non-Abelian statistics and the realization of braiding for fault-tolerant quantum computation.

Direct probing of phonon mode specific electron-phonon scatterings in two-dimensional semiconductor transition metal dichalcogenides.

Project description:Electron-phonon scatterings in solid-state systems are pivotal processes in determining many key physical quantities such as charge carrier mobilities and thermal conductivities. Here, we report direct probing of phonon mode specific electron-phonon scatterings in layered semiconducting transition metal dichalcogenides WSe2, MoSe2, WS2, and MoS2 through inelastic electron tunneling spectroscopy measurements, quantum transport simulations, and density functional calculation. We experimentally and theoretically characterize momentum-conserving single- and two-phonon electron-phonon scatterings involving up to as many as eight individual phonon modes in mono- and bilayer films, among which transverse, longitudinal acoustic and optical, and flexural optical phonons play significant roles in quantum charge flows. Moreover, the layer-number sensitive higher-order inelastic electron-phonon scatterings, which are confirmed to be generic in all four semiconducting layers, can be attributed to differing electronic structures, symmetry, and quantum interference effects during the scattering processes in the ultrathin semiconducting films.

Quantum confined two-dimensional electron/hole gas switching by facet orientation of perovskite oxides.

Project description:The Polar discontinuity at heterointerface and the bare surface reconstructs the electronic phase of perovskite oxides. This gives rise to confined free electrons which intrinsically transit material from band insulator to metal. However, the insulator-metal transition induced by free holes has not been investigated so far due to the challenge in obtaining free hole state in oxides. Here, we propose a simple method whereby free holes can be obtained via polar facet reorientation. In the high polarity case, free holes can be supported by the lift up of O 2p subbands, which split into three independent subbands (one heavy hole subband and two light hole subbands) due to strong quantum confinement. Results show that both of the free electron and hole states are confined in a two dimensional quantum well, subjecting to the confined energy (E - E F) and occupied density of states around the Fermi level, indicating a finite thickness for preserving the metal states.

Photoinduced electron transfer from semiconductor quantum dots to metal oxide nanoparticles.

Project description:Quantum dot-metal oxide junctions are an integral part of next-generation solar cells, light emitting diodes, and nanostructured electronic arrays. Here we present a comprehensive examination of electron transfer at these junctions, using a series of CdSe quantum dot donors (sizes 2.8, 3.3, 4.0, and 4.2 nm in diameter) and metal oxide nanoparticle acceptors (SnO(2), TiO(2), and ZnO). Apparent electron transfer rate constants showed strong dependence on change in system free energy, exhibiting a sharp rise at small driving forces followed by a modest rise further away from the characteristic reorganization energy. The observed trend mimics the predicted behavior of electron transfer from a single quantum state to a continuum of electron accepting states, such as those present in the conduction band of a metal oxide nanoparticle. In contrast with dye-sensitized metal oxide electron transfer studies, our systems did not exhibit unthermalized hot-electron injection due to relatively large ratios of electron cooling rate to electron transfer rate. To investigate the implications of these findings in photovoltaic cells, quantum dot-metal oxide working electrodes were constructed in an identical fashion to the films used for the electron transfer portion of the study. Interestingly, the films which exhibited the fastest electron transfer rates (SnO(2)) were not the same as those which showed the highest photocurrent (TiO(2)). These findings suggest that, in addition to electron transfer at the quantum dot-metal oxide interface, other electron transfer reactions play key roles in the determination of overall device efficiency.

Bright single photon emitters with enhanced quantum efficiency in a two-dimensional semiconductor coupled with dielectric nano-antennas.

Project description:Single photon emitters in atomically-thin semiconductors can be deterministically positioned using strain induced by underlying nano-structures. Here, we couple monolayer WSe2 to high-refractive-index gallium phosphide dielectric nano-antennas providing both optical enhancement and monolayer deformation. For single photon emitters formed on such nano-antennas, we find very low (femto-Joule) saturation pulse energies and up to 104 times brighter photoluminescence than in WSe2 placed on low-refractive-index SiO2 pillars. We show that the key to these observations is the increase on average by a factor of 5 of the quantum efficiency of the emitters coupled to the nano-antennas. This further allows us to gain new insights into their photoluminescence dynamics, revealing the roles of the dark exciton reservoir and Auger processes. We also find that the coherence time of such emitters is limited by intrinsic dephasing processes. Our work establishes dielectric nano-antennas as a platform for high-efficiency quantum light generation in monolayer semiconductors.
