Temperature dependence of Coulomb oscillations in a few-layer two-dimensional WS2 quantum dot.

ABSTRACT: Standard semiconductor fabrication techniques are used to fabricate a quantum dot (QD) made of WS2, where Coulomb oscillations were found. The full-width-at-half-maximum of the Coulomb peaks increases linearly with temperature while the height of the peaks remains almost independent of temperature, which is consistent with standard semiconductor QD theory. Unlike graphene etched QDs, where Coulomb peaks belonging to the same QD can have different temperature dependences, these results indicate the absence of the disordered confining potential. This difference in the potential-forming mechanism between graphene etched QDs and WS2 QDs may be the reason for the larger potential fluctuation found in graphene QDs.

Temperature dependence of quantum oscillations from non-parabolic dispersions.

Project description:The phase offset of quantum oscillations is commonly used to experimentally diagnose topologically nontrivial Fermi surfaces. This methodology, however, is inconclusive for spin-orbit-coupled metals where π-phase-shifts can also arise from non-topological origins. Here, we show that the linear dispersion in topological metals leads to a T2-temperature correction to the oscillation frequency that is absent for parabolic dispersions. We confirm this effect experimentally in the Dirac semi-metal Cd3As2 and the multiband Dirac metal LaRhIn5. Both materials match a tuning-parameter-free theoretical prediction, emphasizing their unified origin. For topologically trivial Bi2O2Se, no frequency shift associated to linear bands is observed as expected. However, the π-phase shift in Bi2O2Se would lead to a false positive in a Landau-fan plot analysis. Our frequency-focused methodology does not require any input from ab-initio calculations, and hence is promising for identifying correlated topological materials.

Non-local triple quantum dot thermometer based on Coulomb-coupled systems.

Project description:Recent proposals towards non-local thermoelectric voltage-based thermometry, in the conventional dual quantum dot set-up, demand an asymmetric step-like system-to-reservoir coupling around the ground states for optimal operation (Physica E, 114, 113635, 2019). In addition to such demand for unrealistic coupling, the sensitivity in such a strategy also depends on the average measurement terminal temperature, which may result in erroneous temperature assessment. In this paper, we propose non-local current based thermometry in the dual dot set-up as a practical alternative and demonstrate that in the regime of high bias, the sensitivity remains robust against fluctuations of the measurement terminal temperature. Proceeding further, we propose a non-local triple quantum dot thermometer, that provides an enhanced sensitivity while bypassing the demand for unrealistic step-like system-to-reservoir coupling and being robust against fabrication induced variability in Coulomb coupling. In addition, we show that the heat extracted from (to) the target reservoir, in the triple dot design, can also be suppressed drastically by appropriate fabrication strategy, to prevent thermometry induced drift in reservoir temperature. The proposed triple dot setup thus offers a multitude of benefits and could potentially pave the path towards the practical realization and deployment of high-performance non-local "sub-Kelvin range" thermometers.

Temperature Dependence of G and D' Phonons in Monolayer to Few-Layer Graphene with Vacancies.

Project description:The defects into the hexagonal network of a sp2-hybridized carbon atom have been demonstrated to have a significant influence on intrinsic properties of graphene systems. In this paper, we presented a study of temperature-dependent Raman spectra of G peak and D' band at low temperatures from 78 to 318?K in defective monolayer to few-layer graphene induced by ion C+ bombardment under the determination of vacancy uniformity. Defects lead to the increase of the negative temperature coefficient of G peak, with a value almost identical to that of D' band. However, the variation of frequency and linewidth of G peak with layer number is contrary to D' band. It derives from the related electron-phonon interaction in G and D' phonon in the disorder-induced Raman scattering process. Our results are helpful to understand the mechanism of temperature-dependent phonons in graphene-based materials and provide valuable information on thermal properties of defects for the application of graphene-based devices.

Room-temperature exciton-polaritons with two-dimensional WS2.

Project description:Two-dimensional transition metal dichalcogenides exhibit strong optical transitions with significant potential for optoelectronic devices. In particular they are suited for cavity quantum electrodynamics in which strong coupling leads to polariton formation as a root to realisation of inversionless lasing, polariton condensation and superfluidity. Demonstrations of such strongly correlated phenomena to date have often relied on cryogenic temperatures, high excitation densities and were frequently impaired by strong material disorder. At room-temperature, experiments approaching the strong coupling regime with transition metal dichalcogenides have been reported, but well resolved exciton-polaritons have yet to be achieved. Here we report a study of monolayer WS2 coupled to an open Fabry-Perot cavity at room-temperature, in which polariton eigenstates are unambiguously displayed. In-situ tunability of the cavity length results in a maximal Rabi splitting of ħΩRabi = 70 meV, exceeding the exciton linewidth. Our data are well described by a transfer matrix model appropriate for the large linewidth regime. This work provides a platform towards observing strongly correlated polariton phenomena in compact photonic devices for ambient temperature applications.

One-step Synthesis of Few-layer WS2 by Pulsed Laser Deposition.

Project description:Atomically thin tungsten disulfide (WS2) has attracted much attention in recent years due its indirect-to-direct band gap transition, band gap tunability, and giant spin splitting. However, the fabrication of atomically thin WS2 remains largely underdeveloped in comparison to its structural analogue MoS2. Here we report the direct fabrication of highly crystalline few-layer WS2 on silver substrates by pulse laser deposition at the relatively low temperature of 450 °C. The growth takes places by conventional epitaxy, through the in-situ formation of nearly lattice-matching Ag2S on the silver surface. Intriguingly, it was observed that the resulting film was composed of not only the usual semiconducting 2H-WS2 structure but also the less common metallic 1T-WS2. Modifications of the synthesis parameters allow for control over the crystalline quality, film thickness and crystal phase composition of the resulting WS2 film.

Area-Selective Atomic Layer Deposition of Two-Dimensional WS2 Nanolayers.

Project description:With downscaling of device dimensions, two-dimensional (2D) semiconducting transition metal dichalcogenides (TMDs) such as WS2 are being considered as promising materials for future applications in nanoelectronics. However, at these nanoscale regimes, incorporating TMD layers in the device architecture with precise control of critical features is challenging using current top-down processing techniques. In this contribution, we pioneer the combination of two key avenues in atomic-scale processing: area-selective atomic layer deposition (AS-ALD) and growth of 2D materials, and demonstrate bottom-up processing of 2D WS2 nanolayers. Area-selective deposition of WS2 nanolayers is enabled using an ABC-type plasma-enhanced ALD process involving acetylacetone (Hacac) as inhibitor (A), bis(tert-butylimido)-bis(dimethylamido)-tungsten as precursor (B), and H2S plasma as the co-reactant (C) at a low deposition temperature of 250 °C. The developed AS-ALD process results in the immediate growth of WS2 on SiO2 while effectively blocking growth on Al2O3 as confirmed by in situ spectroscopic ellipsometry and ex situ X-ray photoelectron spectroscopy measurements. As a proof of concept, the AS-ALD process is demonstrated on patterned Al2O3/SiO2 surfaces. The AS-ALD WS2 films exhibited sharp Raman (E 2g 1 and A 1g) peaks on SiO2, a fingerprint of crystalline WS2 layers, upon annealing at temperatures within the thermal budget of semiconductor back-end-of-line processing (?450 °C). Our AS-ALD process also allows selective growth on various TMDs and transition metal oxides while blocking growth on HfO2 and TiO2. It is expected that this work will lay the foundation for area-selective ALD of other 2D materials.

Two-Dimensional Quantum Hall Effect and Zero Energy State in Few-Layer ZrTe<sub>5</sub>.

Project description:Topological matter plays a central role in today's condensed matter research. Zirconium pentatelluride (ZrTe5) has attracted attention as a Dirac semimetal at the boundary of weak and strong topological insulators (TI). Few-layer ZrTe5 is anticipated to exhibit the quantum spin Hall effect due to topological states inside the band gap, but sample degradation inflicted by ambient conditions and processing has so far hampered the fabrication of high quality devices. The quantum Hall effect (QHE), serving as the litmus test for 2D systems to be considered of high quality, has not been observed so far. Only a 3D variant on bulk was reported. Here, we succeeded in preserving the intrinsic properties of thin films lifting the carrier mobility to ∼3500 cm2 V-1 s-1, sufficient to observe the integer QHE and a bulk band gap related zero-energy state. The magneto-transport results offer evidence for the gapless topological states within this gap.

Room temperature rubbing for few-layer two-dimensional thin flakes directly on flexible polymer substrates.

Project description:The functional layers of few-layer two-dimensional (2-D) thin flakes on flexible polymers for stretchable applications have attracted much interest. However, most fabrication methods are "indirect" processes that require transfer steps. Moreover, previously reported "transfer-free" methods are only suitable for graphene and not for other few-layer 2-D thin flakes. Here, a friction based room temperature rubbing method is proposed for fabricating different types of few-layer 2-D thin flakes (graphene, hexagonal boron nitride (h-BN), molybdenum disulphide (MoS₂), and tungsten disulphide (WS₂)) on flexible polymer substrates. Commercial 2-D raw materials (graphite, h-BN, MoS₂, and WS₂) that contain thousands of atom layers were used. After several minutes, different types of few-layer 2-D thin flakes were fabricated directly on the flexible polymer substrates by rubbing procedures at room temperature and without any transfer step. These few-layer 2-D thin flakes strongly adhere to the flexible polymer substrates. This strong adhesion is beneficial for future applications.

Solution-Based Synthesis of Few-Layer WS2 Large Area Continuous Films for Electronic Applications.

Project description:Unlike MoS2 ultra-thin films, where solution-based single source precursor synthesis for electronic applications has been widely studied, growing uniform and large area few-layer WS2 films using this approach has been more challenging. Here, we report a method for growth of few-layer WS2 that results in continuous and uniform films over centimetre scale. The method is based on the thermolysis of spin coated ammonium tetrathiotungstate ((NH4)2WS4) films by two-step high temperature annealing without additional sulphurization. This facile and scalable growth method solves previously encountered film uniformity issues. Atomic force microscopy (AFM) and transmission electron microscopy (TEM) were used to confirm the few-layer nature of WS2 films. Raman and X-Ray photoelectron spectroscopy (XPS) revealed that the synthesized few-layer WS2 films are highly crystalline and stoichiometric. Finally, WS2 films as-deposited on SiO2/Si substrates were used to fabricate a backgated Field Effect Transistor (FET) device for the first time using this precursor to demonstrate the electronic functionality of the material and further validate the method.

One-Dimensional Edge Transport in Few-Layer WTe2.

Project description:WTe2 is a layered transitional-metal dichalcogenide (TMD) with a number of intriguing topological properties. Recently, WTe2 has been predicted to be a higher-order topological insulator (HOTI) with topologically protected hinge states along the edges. The gapless nature of WTe2 complicates the observation of one-dimensional (1D) topological states in transport due to their small contribution relative to the bulk. Here, we study the behavior of the Josephson effect in magnetic field to distinguish edge from bulk transport. The Josephson effect in few-layer WTe2 reveals 1D states residing on the edges and steps. Moreover, our data demonstrates a combination of Josephson transport properties observed solely in another HOTI-bismuth, including Josephson transport over micrometer distances, extreme robustness in a magnetic field, and nonsinusoidal current-phase relation (CPR). Our observations strongly suggest the topological origin of the 1D states and that few-layer WTe2 is a HOTI.
