Terahertz detection based on nonlinear Hall effect without magnetic field.

ABSTRACT: We propose a method for broadband long-wavelength photodetection using the nonlinear Hall effect in noncentrosymmetric quantum materials. The inherently quadratic relation between transverse current and input voltage at zero magnetic field is used to rectify the incident terahertz or infrared electric field into a direct current, without invoking any diode. Our photodetector operates at zero external bias with fast response speed and has zero threshold voltage. Remarkably, the intrinsic current responsivity due to the Berry curvature mechanism is a material property independent of the incident frequency or the scattering rate, which can be evaluated from first-principles electronic structure calculations. We identify the Weyl semimetal NbP and ferroelectric semiconductor GeTe for terahertz/infrared photodetection with large current responsivity without external bias.

A nonlinear, geometric Hall effect without magnetic field.

Project description:The classical Hall effect, the traditional means of determining charge-carrier sign and density in a conductor, requires a magnetic field to produce transverse voltages across a current-carrying wire. We demonstrate a use of geometry to create transverse potentials along curved paths without any magnetic field. These potentials also reflect the charge-carrier sign and density. We demonstrate this effect experimentally in curved wires where the transverse potentials are consistent with the doping and change polarity as we switch the carrier sign. In straight wires, we measure transverse potential fluctuations with random polarity demonstrating that the current follows a complex, tortuous path. This geometrically induced potential offers a sensitive characterization of inhomogeneous current flow in thin films.

General nonlinear Hall current in magnetic insulators beyond the quantum anomalous Hall effect.

Project description:Can a generic magnetic insulator exhibit a Hall current? The quantum anomalous Hall effect (QAHE) is one example of an insulating bulk carrying a quantized Hall conductivity while insulators with zero Chern number present zero Hall conductance in the linear response regime. Here, we find that a general magnetic insulator possesses a nonlinear Hall conductivity quadratic to the electric field if the system breaks inversion symmetry, which can be identified as a new type of multiferroic coupling. This conductivity originates from an induced orbital magnetization due to virtual interband transitions. We identify three contributions to the wavepacket motion, a velocity shift, a positional shift, and a Berry curvature renormalization. In contrast to the crystalline solid, we find that this nonlinear Hall conductivity vanishes for Landau levels of a 2D electron gas, indicating a fundamental difference between the QAHE and the integer quantum Hall effect.

Magnetic bilayer-skyrmions without skyrmion Hall effect.

Project description:Magnetic skyrmions might be used as information carriers in future advanced memories, logic gates and computing devices. However, there exists an obstacle known as the skyrmion Hall effect (SkHE), that is, the skyrmion trajectories bend away from the driving current direction due to the Magnus force. Consequently, the skyrmions in constricted geometries may be destroyed by touching the sample edges. Here we theoretically propose that the SkHE can be suppressed in the antiferromagnetically exchange-coupled bilayer system, since the Magnus forces in the top and bottom layers are exactly cancelled. We show that such a pair of SkHE-free magnetic skyrmions can be nucleated and be driven by the current-induced torque. Our proposal provides a promising means to move magnetic skyrmions in a perfectly straight trajectory in ultra-dense devices with ultra-fast processing speed.

Magnetic field detection limits for ultraclean graphene Hall sensors.

Project description:Solid-state magnetic field sensors are important for applications in commercial electronics and fundamental materials research. Most magnetic field sensors function in a limited range of temperature and magnetic field, but Hall sensors in principle operate over a broad range of these conditions. Here, we evaluate ultraclean graphene as a material platform for high-performance Hall sensors. We fabricate micrometer-scale devices from graphene encapsulated with hexagonal boron nitride and few-layer graphite. We optimize the magnetic field detection limit under different conditions. At 1 kHz for a 1 μm device, we estimate a detection limit of 700 nT Hz-1/2 at room temperature, 80 nT Hz-1/2 at 4.2 K, and 3 μT Hz-1/2 in 3 T background field at 4.2 K. Our devices perform similarly to the best Hall sensors reported in the literature at room temperature, outperform other Hall sensors at 4.2 K, and demonstrate high performance in a few-Tesla magnetic field at which the sensors exhibit the quantum Hall effect.

Ultrafast strong-field terahertz nonlinear nanometasurfaces.

Project description:Strong-field terahertz (THz)-matter interaction permits the investigation of nonequilibrium behaviors in the nonperturbative zone. However, the unavailability of a high-field free-space THz source with high repetition rates, excellent beam quality, and high stability hinders its development. In this work, we obtain the nonlinear modulation dynamics of a "THz-nano" metasurface on silicon substrates using a time-resolved strong-field THz-pump THz-probe (TPTP) with a thousand orders local field enhancement through confining THz waves into nano-gaps (15 nm, λ/33,000). By switching the THz field strength, we successfully realize a self-modulation ∼50 GHz frequency shift, which is further verified via the TPTP ultrafast time-resolution technique. The phenomenon is attributed to the impact ionization (IMI) of the silicon substrate under the excitation of extremely confined strong THz fields in nano-gaps. Both strong-field induced intervalley scattering (IVS) and IMI effects of photodoped silicon occurring in nano-gaps and large-area substrates were also observed by 800 nm optical injection of carriers. These aforementioned findings provide a robust research platform for the realization of ultrafast time resolution nanoscale strong-field THz-matter interaction and new ideas for nonextreme laboratories to realize extreme THz science, applications, and THz nonlinear modulation device development.

Tunnel field-effect transistors for sensitive terahertz detection.

Project description:The rectification of electromagnetic waves to direct currents is a crucial process for energy harvesting, beyond-5G wireless communications, ultra-fast science, and observational astronomy. As the radiation frequency is raised to the sub-terahertz (THz) domain, ac-to-dc conversion by conventional electronics becomes challenging and requires alternative rectification protocols. Here, we address this challenge by tunnel field-effect transistors made of bilayer graphene (BLG). Taking advantage of BLG's electrically tunable band structure, we create a lateral tunnel junction and couple it to an antenna exposed to THz radiation. The incoming radiation is then down-converted by the tunnel junction nonlinearity, resulting in high responsivity (>4 kV/W) and low-noise (0.2 pW/[Formula: see text]) detection. We demonstrate how switching from intraband Ohmic to interband tunneling regime can raise detectors' responsivity by few orders of magnitude, in agreement with the developed theory. Our work demonstrates a potential application of tunnel transistors for THz detection and reveals BLG as a promising platform therefor.

Discovery of a Magnetic Dirac System with a Large Intrinsic Nonlinear Hall Effect.

Project description:Magnetic materials exhibiting topological Dirac fermions are attracting significant attention for their promising technological potential in spintronics. In these systems, the combined effect of the spin-orbit coupling and magnetic order enables the realization of novel topological phases with exotic transport properties, including the anomalous Hall effect and magneto-chiral phenomena. Herein, we report experimental signature of topological Dirac antiferromagnetism in TaCoTe2 via angle-resolved photoelectron spectroscopy and first-principles density functional theory calculations. In particular, we find the existence of spin-orbit coupling-induced gaps at the Fermi level, consistent with the manifestation of a large intrinsic nonlinear Hall conductivity. Remarkably, we find that the latter is extremely sensitive to the orientation of the Néel vector, suggesting TaCoTe2 as a suitable candidate for the realization of non-volatile spintronic devices with an unprecedented level of intrinsic tunability.

Ultrafast unidirectional spin Hall magnetoresistance driven by terahertz light field.

Project description:The ultrafast control of magnetisation states in magnetically ordered systems poses significant technological challenges yet is vital for the development of memory devices that operate at picosecond timescales or terahertz (THz) frequencies. Despite considerable efforts achieving convenient ultrafast readout of magnetic states remains an area of active investigation. For practical applications, energy-efficient and cost-effective electrical detection is highly desirable. In this context, unidirectional spin-Hall magnetoresistance (USMR) has been proposed as a straightforward two-terminal geometry for the electrical detection of magnetisation states in magnetic heterostructures. In this work, we demonstrate that USMR is effective at THz frequencies, enabling picosecond time readouts initiated by light fields. We observe ultrafast USMR in various ferromagnet/heavy metal thin film heterostructures via THz second-harmonic generation. Our findings, along with temperature-dependent measurements of USMR, reveal a substantial contribution from electron-magnon spin-flip scattering, highlighting the potential for all-electrical detection of THz magnon modes.

Controlled nonlinear magnetic damping in spin-Hall nano-devices.

Project description:Large-amplitude magnetization dynamics is substantially more complex compared to the low-amplitude linear regime, due to the inevitable emergence of nonlinearities. One of the fundamental nonlinear phenomena is the nonlinear damping enhancement, which imposes strict limitations on the operation and efficiency of magnetic nanodevices. In particular, nonlinear damping prevents excitation of coherent magnetization auto-oscillations driven by the injection of spin current into spatially extended magnetic regions. Here, we propose and experimentally demonstrate that nonlinear damping can be controlled by the ellipticity of magnetization precession. By balancing different contributions to anisotropy, we minimize the ellipticity and achieve coherent magnetization oscillations driven by spatially extended spin current injection into a microscopic magnetic disk. Our results provide a route for the implementation of efficient active spintronic and magnonic devices driven by spin current.

Quantum theory of the nonlinear Hall effect.

Project description:The nonlinear Hall effect is an unconventional response, in which a voltage can be driven by two perpendicular currents in the Hall-bar measurement. Unprecedented in the family of the Hall effects, it can survive time-reversal symmetry but is sensitive to the breaking of discrete and crystal symmetries. It is a quantum transport phenomenon that has deep connection with the Berry curvature. However, a full quantum description is still absent. Here we construct a quantum theory of the nonlinear Hall effect by using the diagrammatic technique. Quite different from nonlinear optics, nearly all the diagrams account for the disorder effects, which play decisive role in the electronic transport. After including the disorder contributions in terms of the Feynman diagrams, the total nonlinear Hall conductivity is enhanced but its sign remains unchanged for the 2D tilted Dirac model, compared to the one with only the Berry curvature contribution. We discuss the symmetry of the nonlinear conductivity tensor and predict a pure disorder-induced nonlinear Hall effect for point groups C3, C3h, C3v, D3h, D3 in 2D, and T, Td, C3h, D3h in 3D. This work will be helpful for explorations of the topological physics beyond the linear regime.
