Silicon/2D-material photodetectors: from near-infrared to mid-infrared.

ABSTRACT: Two-dimensional materials (2DMs) have been used widely in constructing photodetectors (PDs) because of their advantages in flexible integration and ultrabroad operation wavelength range. Specifically, 2DM PDs on silicon have attracted much attention because silicon microelectronics and silicon photonics have been developed successfully for many applications. 2DM PDs meet the imperious demand of silicon photonics on low-cost, high-performance, and broadband photodetection. In this work, a review is given for the recent progresses of Si/2DM PDs working in the wavelength band from near-infrared to mid-infrared, which are attractive for many applications. The operation mechanisms and the device configurations are summarized in the first part. The waveguide-integrated PDs and the surface-illuminated PDs are then reviewed in details, respectively. The discussion and outlook for 2DM PDs on silicon are finally given.

Synergistic-potential engineering enables high-efficiency graphene photodetectors for near- to mid-infrared light.

Project description:High quantum efficiency and wide-band detection capability are the major thrusts of infrared sensing technology. However, bulk materials with high efficiency have consistently encountered challenges in integration and operational complexity. Meanwhile, two-dimensional (2D) semimetal materials with unique zero-bandgap structures are constrained by the bottleneck of intrinsic quantum efficiency. Here, we report a near-mid infrared ultra-miniaturized graphene photodetector with configurable 2D potential well. The 2D potential well constructed by dielectric structures can spatially (laterally and vertically) produce a strong trapping force on the photogenerated carriers in graphene and inhibit their recombination, thereby improving the external quantum efficiency (EQE) and photogain of the device with wavelength-immunity, which enable a high responsivity of 0.2 A/W-38 A/W across a broad infrared detection band from 1.55 to 11 µm. Thereafter, a room-temperature detectivity approaching 1 × 109 cm Hz1/2 W-1 is obtained under blackbody radiation. Furthermore, a synergistic effect of electric and light field in the 2D potential well enables high-efficiency polarization-sensitive detection at tunable wavelengths. Our strategy opens up alternative possibilities for easy fabrication, high-performance and multifunctional infrared photodetectors.

Near-infrared and visible light dual-mode organic photodetectors.

Project description:We report a dual-mode organic photodetector (OPD) that has a trilayer visible light absorber/optical spacer/near-infrared (NIR) light absorber configuration. In the presence of NIR light, photocurrent is produced in the NIR light-absorbing layer due to the trap-assisted charge injection at the organic/cathode interface at a reverse bias. In the presence of visible light, photocurrent is produced in the visible light-absorbing layer, enabled by the trap-assisted charge injection at the anode/organic interface at a forward bias. A high responsivity of >10 A/W is obtained in both short and long wavelengths. The dual-mode OPD exhibits an NIR light response operated at a reverse bias and a visible light response operated at a forward bias, with a high specific detectivity of ~1013 Jones in both NIR and visible light ranges. A bias-switchable spectral response OPD offers an attractive option for applications in environmental pollution detection, bioimaging process, wellness, and security monitoring in two distinct bands.

High-operating-temperature mid-infrared photodetectors via quantum dot gradient homojunction.

Project description:Due to thermal carriers generated by a narrow mid-infrared energy gap, cooling is always necessary to achieve ideal photodetection. In quantum dot (QD), the electron thermal generation should be reduced with quantum confinement in all three dimensions. As a result, there would be a great potential to realize high-operating-temperature (HOT) QD mid-IR photodetectors, though not yet achieved. Taking the advantages of colloidal nanocrystals' solution processability and precise doping control by surface dipoles, this work demonstrates a HOT mid-infrared photodetector with a QD gradient homojunction. The detector achieves background-limited performance with D* = 2.7 × 1011 Jones on 4.2 μm at 80 K, above 1011 Jones until 200 K, above 1010 Jones until 280 K, and 7.6 × 109 Jones on 3.5 μm at 300 K. The external quantum efficiency also achieves more than 77% with responsivity 2.7 A/W at zero bias. The applications such as spectrometers, chemical sensors, and thermal cameras, are also approved, which motivate interest in low-cost, solution-processed and high-performance mid-infrared photodetection beyond epitaxial growth bulk photodetectors.

Room temperature high-detectivity mid-infrared photodetectors based on black arsenic phosphorus.

Project description:The mid-infrared (MIR) spectral range, pertaining to important applications, such as molecular "fingerprint" imaging, remote sensing, free space telecommunication, and optical radar, is of particular scientific interest and technological importance. However, state-of-the-art materials for MIR detection are limited by intrinsic noise and inconvenient fabrication processes, resulting in high-cost photodetectors requiring cryogenic operation. We report black arsenic phosphorus-based long-wavelength IR photodetectors, with room temperature operation up to 8.2 ?m, entering the second MIR atmospheric transmission window. Combined with a van der Waals heterojunction, room temperature-specific detectivity higher than 4.9 × 109 Jones was obtained in the 3- to 5-?m range. The photodetector works in a zero-bias photovoltaic mode, enabling fast photoresponse and low dark noise. Our van der Waals heterojunction photodetectors not only exemplify black arsenic phosphorus as a promising candidate for MIR optoelectronic applications but also pave the way for a general strategy to suppress 1/f noise in photonic devices.

Organic narrowband near-infrared photodetectors based on intermolecular charge-transfer absorption.

Project description:Blending organic electron donors and acceptors yields intermolecular charge-transfer states with additional optical transitions below their optical gaps. In organic photovoltaic devices, such states play a crucial role and limit the operating voltage. Due to its extremely weak nature, direct intermolecular charge-transfer absorption often remains undetected and unused for photocurrent generation. Here, we use an optical microcavity to increase the typically negligible external quantum efficiency in the spectral region of charge-transfer absorption by more than 40 times, yielding values over 20%. We demonstrate narrowband detection with spectral widths down to 36 nm and resonance wavelengths between 810 and 1,550 nm, far below the optical gap of both donor and acceptor. The broad spectral tunability via a simple variation of the cavity thickness makes this innovative, flexible and potentially visibly transparent device principle highly suitable for integrated low-cost spectroscopic near-infrared photodetection.

Silicon-chip-based mid-infrared dual-comb spectroscopy.

Project description:The development of a spectroscopy device on a chip that could realize real-time fingerprinting with label-free and high-throughput detection of trace molecules represents one of the big challenges in sensing. Dual-comb spectroscopy (DCS) in the mid-infrared is a powerful technique offering high acquisition rates and signal-to-noise ratios through use of only a single detector with no moving parts. Here, we present a nanophotonic silicon-on-insulator platform designed for mid-infrared (mid-IR) DCS. A single continuous-wave low-power pump source generates two mutually coherent mode-locked frequency combs spanning from 2.6 to 4.1??m in two silicon microresonators. A proof-of-principle experiment of vibrational absorption DCS in the liquid phase is achieved acquiring spectra of acetone spanning from 2900 to 3100?nm at 127-GHz (4.2-cm-1) resolution. These results represent a significant step towards a broadband, mid-IR spectroscopy instrument on a chip for liquid/condensed matter phase studies.

Near-Infrared Fluorescence of Silicon Phthalocyanine Carboxylate Esters.

Project description:Seven silicon(IV) phthalocyanine carboxylate esters (SiPcs, 1-7) with non-, partially- and per-fluorinated aliphatic (linear or branched at the alpha-carbon) and aromatic ester groups have been synthesized, their solid-state structures determined and their optoelectronic properties characterized. The SiPcs exhibit quasi-reversible oxidation waves (vs. Fc+/Fc) at 0.58-0.75?V and reduction waves at -0.97 to -1.16?V centered on the phthalocyanine ring with a narrow redox gap range of 1.70-1.75?V. Strong absorbance in the near-infrared (NIR) region is observed for 1-7 with the lowest-energy absorption maximum (Q band) varying little as a function of ester between 682 and 691?nm. SiPcs 1-7 fluorescence in the near-infrared with emission maxima at 691-700?nm. The photoluminescence quantum yields range from 40 to 52%. As a function of esterification, the SiPcs 1-7 exhibit moderate-to-good solubility in chlorinated solvents, such as 1,2-dichlorobenzene and chloroform.

Single-Crystalline InGaAs Nanowires for Room-Temperature High-Performance Near-Infrared Photodetectors.

Project description:InGaAs is an important bandgap-variable ternary semiconductor which has wide applications in electronics and optoelectronics. In this work, single-crystal InGaAs nanowires were synthesized by a chemical vapor deposition method. Photoluminescence measurements indicate the InGaAs nanowires have strong light emission in near-infrared region. For the first time, photodetector based on as-grown InGaAs nanowires was also constructed. It shows good light response over a broad spectral range in infrared region with responsivity of 6.5 × 103 A W-1 and external quantum efficiency of 5.04 × 105 %. This photodetector may have potential applications in integrated optoelectronic devices and systems.

Near-Infrared Organic Photodetectors toward Skin-Integrated Photoplethysmography-Electrocardiography Multimodal Sensing System.

Project description:In the fast-evolving landscape of decentralized and personalized healthcare, the need for multimodal biosensing systems that integrate seamlessly with the human body is growing rapidly. This presents a significant challenge in devising ultraflexible configurations that can accommodate multiple sensors and designing high-performance sensing components that remain stable over long periods. To overcome these challenges, ultraflexible organic photodetectors (OPDs) that exhibit exceptional performance under near-infrared illumination while maintaining long-term stability are developed. These ultraflexible OPDs demonstrate a photoresponsivity of 0.53 A W-1 under 940 nm, shot-noise-limited specific detectivity of 3.4 × 1013 Jones, and cut-off response frequency beyond 1 MHz at -3 dB. As a result, the flexible photoplethysmography sensor boasts a high signal-to-noise ratio and stable peak-to-peak amplitude under hypoxic and hypoperfusion conditions, outperforming commercial finger pulse oximeters. This ensures precise extraction of blood oxygen saturation in dynamic working conditions. Ultraflexible OPDs are further integrated with conductive polymer electrodes on an ultrathin hydrogel substrate, allowing for direct interface with soft and dynamic skin. This skin-integrated sensing platform provides accurate measurement of photoelectric and biopotential signals in a time-synchronized manner, reproducing the functionality of conventional technologies without their inherent limitations.

Graphene/PbS quantum dot hybrid structure for application in near-infrared photodetectors.

Project description:A graphene-PbS quantum dot (QD) composite for application in high-performance near-infrared (NIR) photodetectors (PDs) is proposed in this study. A single-layer graphene flake and oleic acid-capped PbS QD composite is fabricated through the conventional sonication process, in hexane solution. Field emission scanning electron microscopy images of the graphene-PbS QD composite dispersed on a glass substrate confirm that the composite contains both aggregated graphene flakes and single-layer graphene with wrinkles; Transmission electron microscopy images reveal close packing with uniform size. The increased absorbance and quenched photoluminescence intensity of the graphene-PbS QD composite supports enhanced photoinduced charge transfer between graphene and the PbS QDs. Moreover, the specific Raman mode of the PbS QDs, embedded in the spectrum, is enhanced by combination with graphene, which can be interpreted by SERS as relevant to the photoinduced charge transfer between the Pbs QDs and graphene. For device application, a PD structure comprised by graphene-PbS QDs is fabricated. The photocurrent of the PD is measured using a conventional probe station with a 980-nm NIR laser diode. In the fabricated PD comprising graphene-PbS QDs, five-times higher photocurrent, 22% faster rise time, and 47% faster decay time are observed, compared to that comprising PbS QDs alone. This establishes the potential of the graphene-PbS QD composite for application in ultrathin, flexible, high-performance NIR PDs.
