Growth and High-Performance Photodetectors of CsPbBr₃ Single Crystals.

ABSTRACT: Organic-inorganic hybrid perovskites have demonstrated exceptional photovoltaic properties, making them highly promising for solar cells and photodetectors (PDs). However, the organic components of these materials are vulnerable to heat and strong light illumination, limiting their application prospects. All-inorganic cesium-based perovskite PDs, on the other hand, possess enhanced thermal tolerance and stability, making them ideal for perovskite applications. The utilization of a ternary mixture solvent and additives in combination with single crystal (SC) growth has enabled the production of highly crystalline SCs with a defect density of 3.79 × 10⁹ cm^-3. The performance of the SC PDs had been evaluated using metal-semiconductor-metal devices, which demonstrated excellent results with a dark current as low as 0.198 μA at 10 V bias, on-off ratios exceeding 10³, and a response time of shorter than 1 ms.

Solution-Processed CsPbBr3 Quantum Dots/Organic Semiconductor Planar Heterojunctions for High-Performance Photodetectors.

Project description:Planar heterojunctions (PHJs) are fundamental building blocks for construction of semiconductor devices. However, fabricating PHJs with solution-processable semiconductors such as organic semiconductors (OSCs) is a challenge. Herein, utilizing the orthogonal solubility and good wettability between CsPbBr3 perovskite quantum dots (PQDs) and OSCs, fabrication of solution-processed PQD/OSC PHJs are reported. The phototransistors based on bilayer PQD/PDVT-10 PHJs show responsivity up to 1.64 × 104 A W-1 , specific detectivity of 3.17 × 1012 Jones, and photosensitivity of 5.33 × 106 when illuminated by 450 nm light. Such high photodetection performance is attributed to efficient charge dissociation and transport, as well as the photogating effect in the PHJs. Furthermore, the tri-layer PDVT-10/PQD/Y6 PHJs are used to construct photodiodes working in self-powered mode, which exhibit broad range photoresponse from ultraviolet to near-infrared, with responsivity approaching 10-1 A W-1 and detectivity over 106 Jones. These results present a convenient and scalable production processes for solution-processed PHJs and show their great potential for optoelectronic applications.

High-quality all-inorganic CsPbBr3 single crystals prepared by a facile one-step solution growth method.

Project description:In this report, a facile one-step solution growth method has been proposed to synthesize high-quality all-inorganic CsPbBr3 single crystals. High-resolution X-ray diffraction, photoluminescence (PL), and current-voltage techniques have been performed to study the properties of CsPbBr3 single crystals. The results have shown that the as-grown CsPbBr3 single crystals exhibited a narrow X-ray rocking curve with a FWHM (full width at half maximum) of 0.043°, a narrow room-temperature PL spectrum with the FWHM of 18.9 nm, and extremely low density of traps (∼5.1 × 109 cm-3). The results shown in this work will provide a valuable strategy for the fabrication of high-quality all-inorganic CsPbBr3 single crystals.

High-performance visible light photodetectors based on inorganic CZT and InCZT single crystals.

Project description:Herein, the optoelectrical investigation of cadmium zinc telluride (CZT) and indium (In) doped CZT (InCZT) single crystals-based photodetectors have been demonstrated. The grown crystals were configured into photodetector devices and recorded the current-voltage (I-V) and current-time (I-t) characteristics under different illumination intensities. It has been observed that the photocurrent generation mechanism in both photodetector devices is dominantly driven by a photogating effect. The CZT photodetector exhibits stable and reversible device performances to 632 nm light, including a promotable responsivity of 0.38 AW-1, a high photoswitch ratio of 152, specific detectivity of 6.30 × 1011 Jones, and fast switching time (rise time of 210 ms and decay time of 150 ms). When doped with In, the responsivity of device increases to 0.50 AW-1, photoswitch ratio decrease to 10, specific detectivity decrease to 1.80 × 1011 Jones, rise time decrease to 140 ms and decay time increase to 200 ms. Moreover, these devices show a very high external quantum efficiency of 200% for CZT and 250% for InCZT. These results demonstrate that the CZT based crystals have great potential for visible light photodetector applications.

High-Performance Industrial-Grade CsPbBr3 Single Crystal by Solid-Liquid Interface Engineering.

Project description:All-inorganic metal halide perovskite CsPbBr3 crystal is regarded as an attractive alternative to high purity Ge and CdZnTe for room temperature γ-ray detection. However, high γ-ray resolution is only observable in small CsPbBr3 crystal; more practical and deployable large crystal exhibits very low, and even no detection efficiency, thereby thwarting prospects for cost-effective room temperature γ-ray detection. The poor performance of large crystal is attributed to the unexpected secondary phase inclusion during crystal growth, which traps the generated carriers. Here, the solid-liquid interface during crystal growth is engineered by optimizing the temperature gradient and growth velocity. This minimizes the unfavorable formation of the secondary phase, leading to industrial-grade crystals with a diameter of 30 mm. This excellent-quality crystal exhibits remarkably high carrier mobility of 35.4 cm2 V-1 s-1 and resolves the peak of 137 Cs@ 662 keV γ-ray at an energy resolution of 9.91%. These values are the highest among previously reported large crystals.

Crystallization of CsPbBr3 single crystals in water for X-ray detection.

Project description:Metal halide perovskites have fascinated the research community over the past decade, and demonstrated unprecedented success in optoelectronics. In particular, perovskite single crystals have emerged as promising candidates for ionization radiation detection, due to the excellent opto-electronic properties. However, most of the reported crystals are grown in organic solvents and require high temperature. In this work, we develop a low-temperature crystallization strategy to grow CsPbBr3 perovskite single crystals in water. Then, we carefully investigate the structure and optoelectronic properties of the crystals obtained, and compare them with CsPbBr3 crystals grown in dimethyl sulfoxide. Interestingly, the water grown crystals exhibit a distinct crystal habit, superior charge transport properties and better stability in air. We also fabricate X-ray detectors based on the CsPbBr3 crystals, and systematically characterize their device performance. The crystals grown in water demonstrate great potential for X-ray imaging with enhanced performance metrics.

Surface versus Bulk Currents and Ionic Space-Charge Effects in CsPbBr3 Single Crystals.

Project description:CsPbBr3 single crystals have potential for application in ionizing-radiation detection devices due to their optimal optoelectronic properties. Yet, their mixed ionic-electronic conductivity produces instability and hysteretic artifacts hindering the long-term device operation. Herein, we report an electrical characterization of CsPbBr3 single crystals operating up to the time scale of hours. Our fast time-of-flight measurements reveal bulk mobilities of 13-26 cm2 V-1 s-1 with a negative voltage bias dependency. By means of a guard ring (GR) configuration, we separate bulk and surface mobilities showing significant qualitative and quantitative transport differences. Our experiments of current transients and impedance spectroscopy indicate the formation of several regimes of space-charge-limited current (SCLC) associated with mechanisms similar to the Poole-Frenkel ionized-trap-assisted transport. We show that the ionic-SCLC seems to be an operational mode in this lead halide perovskite, despite the fact that experiments can be designed where the contribution of mobile ions to transport is negligible.

Anisotropic Growth of Centimeter-Size CsCu2 I3 Single Crystals with Ultra-Low Trap Density for Aspect-Ratio-Dependent Photodetectors.

Project description:Low-dimensional ternary copper iodide metal halide with strong quantum confinement effects has made great progress in optoelectronic fields. However, efficient regulation of anisotropic growth of metal halides single crystal still remains a great challenge. Herein, 2 cm size CsCu2 I3 single crystals with tunable aspect ratio and the trap states (ntrap ) as low as 5.38 × 109 cm-3 are fabricated by optimized anti-solvent vapor-assisted method, in which the growth cycle is shortened by half. Evidenced by real-time observation and the LaMer growth model, the rapid and anisotropic growth mechanism is ascribed to preferential 1D growth, promoted by high concentration and fast vapor rate. Furthermore, the aspect-ratio-dependent optoelectronic performance is observed, the on-off ratio for 2 cm CsCu2 I3 single crystal are enhanced 350 times compared with those of short and thick single crystal, which shows ultrahigh on-off ratio of 1570, D* of 1.34 × 1012 Jones, Rλ of 276.94 mA W-1 , t rise /t decay of 0.37 and 1.08 ms, and EQE of 95.53%, which are clearly at very high level among lead-free perovskite-based photodetectors. This study not only provides a new strategy for overcoming anisotropic growth limitations of low-dimensional metal halides, but also paves a way for high-performance optoelectronic applications.

Growth of vertical heterostructures based on orthorhombic SnSe/hexagonal In2Se3 for high-performance photodetectors.

Project description:Vertical heterostructures based on two-dimensional (2D) layered materials are ideal platforms for electronic structure engineering and novel device applications. However, most of the current heterostructures focus on layered crystals with a similar lattice. In addition, the heterostructures made by 2D materials with different structures are rarely investigated. In this study, we successfully fabricated vertical heterostructures by combining orthorhombic SnSe/hexagonal In2Se3 vertical heterostructures using a two-step physical vapor deposition (PVD) method. Structural characterization reveals that the heterostructures are formed of vertically stacked SnSe on the top of the In2Se3 film, and vertical heterostructures possess high quality, where In2Se3 exposed surface is the (0001) plane and SnSe prefers growing along the [100] direction. Raman maps confirm the precise spatial modulation of the as-grown SnSe/In2Se3 heterostructures. In addition, high-performance photodetectors based on the vertical heterostructures were fabricated directly on the substrate, which showed a broadband response, reversibility and stability. Compared with the dark current, the device demonstrated one order magnification of photocurrent, about 186 nA, under 405 nm laser illumination and power of 1.5 mW. Moreover, the device shows an obvious increase in the photocurrent intensity with the changing incident laser power, where I ph ∝ P 0.7. Also, the device demonstrated a high responsivity of up to 350 mA W-1 and a fast response time of about 139 ms. This study broadens the horizon for the synthesis and application of vertical heterostructures based on 2D layered materials with different structures and further develops exciting technologies beyond the reach of the existing materials.

Nucleation-controlled growth of superior lead-free perovskite Cs3Bi2I9 single-crystals for high-performance X-ray detection.

Project description:The organic-inorganic hybrid lead halide perovskites have emerged as a series of star materials for solar cells, lasers and detectors. However, the issues raised by the toxic lead element and marginal stability due to the volatile organic components have severely limited their potential applications. In this work, we develop a nucleation-controlled solution method to grow large size high-quality Cs3Bi2I9 perovskite single crystals (PSCs). Using the technique, we harvest some centimeter-sized single crystals and achieved high device performance. We find that X-ray detectors based on PSCs exhibit high sensitivity of 1652.3 μC Gyair-1 cm-2 and very low detectable dose rate of 130 nGyair s-1, both desired in medical diagnostics. In addition, its outstanding thermal stability inspires us to develop a high temperature X-ray detector with stable response at up to 100 °C. Furthermore, PSCs exhibit high X-ray imaging capability thanks to its negligible signal drifting and extremely high stability.
