Broad-spectral-response nanocarbon bulk-heterojunction excitonic photodetectors.

ABSTRACT: High-performance broad-spectrum nanocarbon bulk-heterojunction photovoltaic photodetectors are reported. These reported photodetectors consist of a semiconducting single-walled carbon nanotube (s-SWCNT) and a PC71 BM blended active layer. Magnetic-field effects and the chirality of the s-SWCNTs play an important role in controlling the photoresponse time and photocurrent improvement.

Integrated spectral photocurrent density and reproducibility analyses of excitonic ZnO/NiO heterojunction.

Project description:In this data article, the excitonic ZnO/NiO heterojunction device (Patel et al., 2017) [1] was measured for the integrated photocurrent density and reproducibility. Photograph of the prepared devices of ZnO/NiO on the FTO/glass is presented. Integrated photocurrent density as a function of photon energy from the sunlight is presented. Quantum efficiency measurement system (McScienceK3100, Korea) compliance with International Measurement System was employed to measure ZnO/NIO devices. These data are shown for the 300-440 nm of segment of the sunlight (AM1.5G, http://rredc.nrel.gov/solar/spectra/am1.5/). Reproducibility measure of ZnO/NiO device was presented for nine devices with the estimated device performance parameters including the open circuit voltage, short circuit current density, fill factor and power conversion efficiency.

Ultrafast and broadband photodetectors based on a perovskite/organic bulk heterojunction for large-dynamic-range imaging.

Project description:Organic-inorganic hybrid perovskite (OIHP) photodetectors that simultaneously achieve an ultrafast response and high sensitivity in the near-infrared (NIR) region are prerequisites for expanding current monitoring, imaging, and optical communication capbilities. Herein, we demonstrate photodetectors constructed by OIHP and an organic bulk heterojunction (BHJ) consisting of a low-bandgap nonfullerene and polymer, which achieve broadband response spectra up to 1 μm with a highest external quantum efficiency of approximately 54% at 850 nm, an ultrafast response speed of 5.6 ns and a linear dynamic range (LDR) of 191 dB. High sensitivity, ultrafast speed and a large LDR are preeminent prerequisites for the practical application of photodetectors. Encouragingly, due to the high-dynamic-range imaging capacity, high-quality visible-NIR actual imaging is achieved by employing the OIHP photodetectors. We believe that state-of-the-art OIHP photodetectors can accelerate the translation of solution-processed photodetector applications from the laboratory to the imaging market.

UV-vis-IR Broad Spectral Photodetectors Based on VO<sub>2</sub>-ZnO Nanocrystal Films.

Project description:As a narrow band semiconductor at room temperature and a metallic material above ∼68 °C, functional VO2 films are widely investigated for smart windows, whereas their potential for ultraviolet-visible-infrared (UV-vis-IR) broad spectral photodetectors has not been efficiently studied. In this report, photodetectors based on VO2-ZnO nanocrystal composite films were prepared by nanocrystal-mist (NC-mist) deposition. An enhanced photodetection switching ratio was achieved covering the ultraviolet to infrared wavelength. Due to the synergetic effect of nanosize, surface, phase transition, percolation threshold, and the band structure of the heterojunction, the transfer and transport of photogenerated carriers modulate the device performance. This study probes new chances of applying VO2-semiconductor-based nanocomposites for broad spectral photodetectors.

Broadband-tunable spectral response of perovskite-on-paper photodetectors using halide mixing.

Project description:Paper offers a low-cost and widely available substrate for electronics. It possesses alternative characteristics to silicon, as it shows low density and high flexibility, together with biodegradability. Solution processable materials, such as hybrid perovskites, also present light and flexible features, together with a huge tunability of the material composition with varying optical properties. In this study, we combine paper substrates with halide-mixed perovskites for the creation of low-cost and easy-to-prepare perovskite-on-paper photodetectors with a broadband-tunable spectral response. From the bandgap tunability of halide-mixed perovskites we create photodetectors with a cut-off spectral onset that ranges from the NIR to the green region, by increasing the bromide content on MAPb(I1-xBrx)3 perovskite alloys. The devices show a fast and efficient response. The best performances are observed for pure I and Br perovskite compositions, with a maximum responsivity of ∼400 mA W-1 on the MAPbBr3 device. This study provides an example of the wide range of possibilities that the combination of solution processable materials with paper substrates offers for the development of low-cost, biodegradable and easy-to-prepare devices.

High-Speed Scalable Silicon-MoS<sub>2</sub> P-N Heterojunction Photodetectors.

Project description:Two-dimensional molybdenum disulfide (MoS2) is a promising material for ultrasensitive photodetector owing to its favourable band gap and high absorption coefficient. However, their commercial applications are limited by the lack of high quality p-n junction and large wafer scale fabrication process. A high speed Si/MoS2 p-n heterojunction photodetector with simple and CMOS compatible approach has been reported here. The large area MoS2 thin film on silicon platform has been synthesized by sulfurization of RF-sputtered MoO3 films. The fabricated molecular layers of MoS2 on silicon offers high responsivity up to 8.75 A/W (at 580 nm and 3 V bias) with ultra-fast response of 10 μsec (rise time). Transient measurements of Si/MoS2 heterojunction under the modulated light reveal that the devices can function up to 50 kHz. The Si/MoS2 heterojunction is found to be sensitive to broadband wavelengths ranging from visible to near-infrared light with maximum detectivity up to ≈1.4 × 1012 Jones (2 V bias). Reproducible low dark current and high responsivity from over 20 devices in the same wafer has been measured. Additionally, the MoS2/Si photodetectors exhibit excellent stability in ambient atmosphere.

Self-powered p-NiO/n-ZnO heterojunction ultraviolet photodetectors fabricated on plastic substrates.

Project description:A self-powered ultraviolet (UV) photodetector (PD) based on p-NiO and n-ZnO was fabricated using low-temperature sputtering technique on indium doped tin oxide (ITO) coated plastic polyethylene terephthalate (PET) substrates. The p-n heterojunction showed very fast temporal photoresponse with excellent quantum efficiency of over 63% under UV illumination at an applied reverse bias of 1.2 V. The engineered ultrathin Ti/Au top metal contacts and UV transparent PET/ITO substrates allowed the PDs to be illuminated through either front or back side. Morphology, structural, chemical and optical properties of sputtered NiO and ZnO films were also investigated.

Chlorine-Infused Wide-Band Gap p-CuSCN/n-GaN Heterojunction Ultraviolet-Light Photodetectors.

Project description:Copper thiocyanate (CuSCN) is a p-type semiconductor that exhibits hole-transport and wide-band gap (∼3.9 eV) characteristics. However, the conductivity of CuSCN is not sufficiently high, which limits its potential application in optoelectronic devices. Herein, CuSCN thin films were exposed to chlorine using a dry etching system to enhance their electrical properties, yielding a maximum hole concentration of 3 × 1018 cm-3. The p-type CuSCN layer was then deposited onto an n-type gallium nitride (GaN) layer to form a prototypical ultraviolet-based photodetector. X-ray photoelectron spectroscopy further demonstrated the interface electronic structures of the heterojunction, confirming a favorable alignment for holes and electrons transport. The ensuing p-CuSCN/n-GaN heterojunction photodetector exhibited a turn-on voltage of 2.3 V, a responsivity of 1.35 A/W at -1 V, and an external quantum efficiency of 5.14 × 102% under illumination with ultraviolet light (peak wavelength of 330 nm). The work opens a new pathway for making a plethora of hybrid optoelectronic devices of inorganic and organic nature by using p-type CuSCN as the hole injection layer.

Amorphous Ternary Charge-Cascade Molecules for Bulk Heterojunction Photovoltaics.

Project description:Ternary bulk heterojunctions with cascade-type energy-level configurations are of significant interest for further improving the power conversion efficiency (PCE) of organic solar cells. However, controlling the self-assembly in solution-processed ternary blends remains a key challenge. Herein, we leverage the ability to control the crystallinity of molecular semiconductors via a spiro linker to demonstrate a simple strategy suggested to drive the self-assembly of an ideal charge-cascade morphology. Spirobifluorene (SF) derivatives with optimized energy levels from diketopyrrolopyrrole (DPP) or perylenediimide (PDI) components, coded as SF-(DPP)4 and SF-(PDI)4, are synthesized and investigated for application as ternary components in the host blend of poly(3-hexylthiophene-2,5-diyl):[6,6]phenyl-C61-butyric acid methyl ester (P3HT:PCBM). Differential scanning calorimetry and X-ray/electron diffraction studies suggest that at low loadings (up to 5 wt %) the ternary component does not perturb crystallization of the donor:acceptor host blend. In photovoltaic devices, up to 36% improvement in the PCE (from 2.5% to 3.5%) is found when 1 wt % of either SF-(DPP)4 or SF-(PDI)4 is added, and this is attributed to an increase in the fill factor and open-circuit voltage, while at higher loadings, the PCE decreased because of a lower short-circuit current density. A comparison of the quantum efficiency measurements [where light absorption of SF-(DPP)4 was found to give up to 95% internal conversion] suggests that improvement due to enhanced light absorption or to better exciton harvesting via resonance energy transfer is unlikely. These data, together with the crystallinity results, support the inference that the SF compounds are excluded to the donor:acceptor interface by crystallization of the host blend. This conclusion is further supported by impedance spectroscopy and a longer measured charge-carrier lifetime in the ternary blend.

Characterising Exciton Generation in Bulk-Heterojunction Organic Solar Cells.

Project description:In this paper, characterisation of exciton generation is carried out in three bulk-heterojunction organic solar cells (BHJ OSCs)-OSC1: an inverted non-fullerene (NF) BHJ OSC; OSC2: a conventional NF BHJ OSC; and OSC3: a conventional fullerene BHJ OSC. It is found that the overlap of the regions of strong constructive interference of incident and reflected electric fields of electromagnetic waves and those of high photon absorption within the active layer depends on the active layer thickness. An optimal thickness of the active layer can thus be obtained at which this overlap is maximum. We have simulated the rates of total exciton generation and position dependent exciton generation within the active layer as a function of the thicknesses of all the layers in all three OSCs and optimised their structures. Based on our simulated results, the inverted NF BHJ OSC1 is found to have better short circuit current density which may lead to better photovoltaic performance than the other two. It is expected that the results of this paper may provide guidance in fabricating highly efficient and cost effective BHJ OSCs.
