All-carbon based graphene field effect transistor with graphitic electrodes fabricated by e-beam direct writing on PMMA.

ABSTRACT: A so called all-carbon based graphene field effect transistor (GFET) in which the electrodes are composed of graphite-like nano-sheets instead of metals in the traditional devices is fabricated by one-step e-beam direct writing (EBDW). It is also found that the graphite-like nano-sheets in electrodes are perpendicular to the channel graphene, which is confirmed by the transmission electron microscopy (HRTEM). The one-step fabrication of the carbonaceous electrodes is more convenient and lower-cost comparing to the preparation of traditional metal electrodes and can be applied to many other nano-electronic devices.

Novel Thermally Reduced Graphene Oxide Microsupercapacitor Fabricated via Mask-Free AxiDraw Direct Writing.

Project description:We demonstrate a simple method to fabricate all solid state, thermally reduced graphene oxide (TRGO) microsupercapacitors (µ-SCs) prepared using the atmospheric pressure chemical vapor deposition (APCVD) and a mask-free axiDraw sketching apparatus. The Fourier transform infrared spectroscopy (FTIR) shows the extermination of oxygen functional groups as the reducing temperature (RT) increases, while the Raman shows the presence of the defect and graphitic peaks. The electrochemical performance of the µ-SCs showed cyclic voltammetry (CV) potential window of 0-0.8 V at various scan rates of 5-1000 mVs-1 with a rectangular shape, depicting characteristics of electric double layer capacitor (EDLC) behavior. The µ-SC with 14 cm-2 (number of digits per unit area) showed a 46% increment in capacitance from that of 6 cm-2, which is also higher than the µ-SCs with 22 and 26 cm-2. The TRGO-500 exhibits volumetric energy and power density of 14.61 mW h cm-3 and 142.67 mW cm-3, respectively. The electrochemical impedance spectroscopy (EIS) showed the decrease in the equivalent series resistance (ESR) as a function of RT due to reduction of the resistive functional groups present in the sample. Bode plot showed a phase angel of -85° for the TRGO-500 µ-SC device. The electrochemical performance of the µ-SC devices can be tuned by varying the RT, number of digits per unity area, and connection configuration (parallel or series).

The Conductive Silver Nanowires Fabricated by Two-beam Laser Direct Writing on the Flexible Sheet.

Project description:Flexible electrically conductive nanowires are now a key component in the fields of flexible devices. The achievement of metal nanowire with good flexibility, conductivity, compact and smooth morphology is recognized as one critical milestone for the flexible devices. In this study, a two-beam laser direct writing system is designed to fabricate AgNW on PET sheet. The minimum width of the AgNW fabricated by this method is 187 ± 34 nm with the height of 84 ± 4 nm. We have investigated the electrical resistance under different voltages and the applicable voltage per meter range is determined to be less than 7.5 × 103 V/m for the fabricated AgNW. The flexibility of the AgNW is very excellent, since the resistance only increases 6.63% even after the stretched bending of 2000 times at such a small bending radius of 1.0 mm. The proposed two-beam laser direct writing is an efficient method to fabricate AgNW on the flexible sheet, which could be applied in flexible micro/nano devices.

Direct growth of vertically-oriented graphene for field-effect transistor biosensor.

Project description:A sensitive and selective field-effect transistor (FET) biosensor is demonstrated using vertically-oriented graphene (VG) sheets labeled with gold nanoparticle (NP)-antibody conjugates. VG sheets are directly grown on the sensor electrode using a plasma-enhanced chemical vapor deposition (PECVD) method and function as the sensing channel. The protein detection is accomplished through measuring changes in the electrical signal from the FET sensor upon the antibody-antigen binding. The novel biosensor with unique graphene morphology shows high sensitivity (down to ~2 ng/ml or 13 pM) and selectivity towards specific proteins. The PECVD growth of VG presents a one-step and reliable approach to prepare graphene-based electronic biosensors.

Fabrication and Electrochemical Properties of Three-Dimensional (3D) Porous Graphitic and Graphenelike Electrodes Obtained by Low-Cost Direct Laser Writing Methods.

Project description:The development of three-dimensional (3D) porous graphitic structures is of great interest for electrochemical sensing applications as they can support fast charge transfer and mass transport through their extended, large surface area networks. In this work, we present the facile fabrication of conductive and porous graphitic electrodes by direct laser writing techniques. Irradiation of commercial polyimide sheets (Kapton tape) was performed using a low-cost laser engraving machine with visible excitation wavelength (405 nm) at low power (500 mW), leading to formation of 3D laser-induced graphene (LIG) structures. Systematic correlation between applied laser dwell time per pixel ("dwell time") and morphological/structural properties of fabricated electrodes showed that conductive and highly 3D porous structures with spectral signatures of nanocrystalline graphitic carbon materials were obtained at laser dwell times between 20 and 110 ms/pix, with graphenelike carbon produced at 50 ms/pix dwell time, with comparable properties to LIG obtained with high cost CO2 lasers. Electrochemical characterization with inner and outer sphere mediators showed fast electron transfer rates, comparable to previously reported 2D/3D graphene-based materials and other graphitic carbon electrodes. This work opens the way to the facile fabrication of low-cost, disposable electrochemical sensor platforms for decentralized assays.

Electron beam induced removal of PMMA layer used for graphene transfer.

Project description:We demonstrate the development of an effective technique to remove the poly methyl methacrylate (PMMA) layer used for transferring graphene synthesized by a chemical vapor deposition (CVD). This was achieved utilizing electron-beam bombardment and following developing processes, prior to the use of conventional organic solvents. Field-effect transistors were fabricated on the transferred graphene in order to explore their Dirac points and carrier motilities in the ambient condition - the results were then compared with those from the conventional wet chemical treatment. It was found that the Dirac points were located close to the zero gate bias when compared to those from the acetone and the acetic acid treatments. Most significantly, the field-effect mobility reached as high as 6770?cm2/Vs and 7350?cm2/Vs on average for holes and electrons, respectively, which is more than seven times improvement in comparison to conventional acetone treatments for CVD-grown graphene devices.

Direct nanoscopic observation of plasma waves in the channel of a graphene field-effect transistor.

Project description:Plasma waves play an important role in many solid-state phenomena and devices. They also become significant in electronic device structures as the operation frequencies of these devices increase. A prominent example is field-effect transistors (FETs), that witness increased attention for application as rectifying detectors and mixers of electromagnetic waves at gigahertz and terahertz frequencies, where they exhibit very good sensitivity even high above the cut-off frequency defined by the carrier transit time. Transport theory predicts that the coupling of radiation at THz frequencies into the channel of an antenna-coupled FET leads to the development of a gated plasma wave, collectively involving the charge carriers of both the two-dimensional electron gas and the gate electrode. In this paper, we present the first direct visualization of these waves. Employing graphene FETs containing a buried gate electrode, we utilize near-field THz nanoscopy at room temperature to directly probe the envelope function of the electric field amplitude on the exposed graphene sheet and the neighboring antenna regions. Mapping of the field distribution documents that wave injection is unidirectional from the source side since the oscillating electrical potentials on the gate and drain are equalized by capacitive shunting. The plasma waves, excited at 2?THz, are overdamped, and their decay time lies in the range of 25-70?fs. Despite this short decay time, the decay length is rather long, i.e., 0.3-0.5??m, because of the rather large propagation speed of the plasma waves, which is found to lie in the range of 3.5-7?×?106?m/s, in good agreement with theory. The propagation speed depends only weakly on the gate voltage swing and is consistent with the theoretically predicted 1 4 power law.

Direct laser writing of 3D electrodes on flexible substrates.

Project description:This report describes a 3D microelectrode array integrated on a thin-film flexible cable for neural recording in small animals. The fabrication process combines traditional silicon thin-film processing techniques and direct laser writing of 3D structures at micron resolution via two-photon lithography. Direct laser-writing of 3D-printed electrodes has been described before, but this report is the first to provide a method for producing high-aspect-ratio structures. One prototype, a 16-channel array with 300 µm pitch, demonstrates successful electrophysiological signal capture from bird and mouse brains. Additional devices include 90 µm pitch arrays, biomimetic mosquito needles that penetrate through the dura of birds, and porous electrodes with enhanced surface area. The rapid 3D printing and wafer-scale methods described here will enable efficient device fabrication and new studies examining the relationship between electrode geometry and electrode performance. Applications include small animal models, nerve interfaces, retinal implants, and other devices requiring compact, high-density 3D electrodes.

Electrical and thermal properties of silver nanowire fabricated on a flexible substrate by two-beam laser direct writing for designing a thermometer.

Project description:Accurate knowledge of electrical conductivity and thermal conductivity temperature dependence plays a crucial role in the design of a thermometer. Here, by using a two-beam laser direct writing system, an individual silver nanowire (AgNW) with well-defined dimensions is fabricated on a polyethylene terephthalate (PET) substrate. The temperature dependence of the resistivity of the fabricated AgNW is measured ranging from 10 to 300 K, and fitted with the Bloch-Grüneisen formula. The residual resistivity ((1.62 ± 0.20) × 10-7 Ω m) of the AgNW is larger than that of the bulk material (1 × 10-11 Ω m). The electron-phonon coupling constant of the AgNW is (1.08 ± 0.13) × 10-7 Ω m, which is larger than that of the bulk silver (5.24 × 10-8 Ω m). Moreover, the Debye temperature of the AgNW is 199.30 K and is lower than that of the bulk silver (235 K). The Lorenz number of the fabricated AgNW is found to decrease as the temperature increases. Besides, the Lorenz number (2.66 × 10-7 W Ω K-2) is larger than the Sommerfeld value (2.44 × 10-8 W Ω K-2) at room temperature. The measurement results allow one to design a thermometer in the temperature range 40-300 K. The flexibility of the AgNW is also excellent, and the resistance increase of the AgNW is only 2.58% when the AgNW bending about 1000 times with a bending radius of 1 mm.

Graphene field effect transistor without an energy gap.

Project description:Graphene is a room temperature ballistic electron conductor and also a very good thermal conductor. Thus, it has been regarded as an ideal material for postsilicon electronic applications. A major complication is that the relativistic massless electrons in pristine graphene exhibit unimpeded Klein tunneling penetration through gate potential barriers. Thus, previous efforts to realize a field effect transistor for logic applications have assumed that introduction of a band gap in graphene is a prerequisite. Unfortunately, extrinsic treatments designed to open a band gap seriously degrade device quality, yielding very low mobility and uncontrolled on/off current ratios. To solve this dilemma, we propose a gating mechanism that leads to a hundredfold enhancement in on/off transmittance ratio for normally incident electrons without any band gap engineering. Thus, our saw-shaped geometry gate potential (in place of the conventional bar-shaped geometry) leads to switching to an off state while retaining the ultrahigh electron mobility in the on state. In particular, we report that an on/off transmittance ratio of 130 is achievable for a sawtooth gate with a gate length of 80 nm. Our switching mechanism demonstrates that intrinsic graphene can be used in designing logic devices without serious alteration of the conventional field effect transistor architecture. This suggests a new variable for the optimization of the graphene-based device--geometry of the gate electrode.

Graphitic Carbon Electrodes on Flexible Substrate for Neural Applications Entirely Fabricated Using Infrared Nanosecond Laser Technology.

Project description:Neural interfaces for neuroscientific research are nowadays mainly manufactured using standard microsystems engineering technologies which are incompatible with the integration of carbon as electrode material. In this work, we investigate a new method to fabricate graphitic carbon electrode arrays on flexible substrates. The devices were manufactured using infrared nanosecond laser technology for both patterning all components and carbonizing the electrode sites. Two laser pulse repetition frequencies were used for carbonization with the aim of finding the optimum. Prototypes of the devices were evaluated in vitro in 30 mM hydrogen peroxide to mimic the post-surgery oxidative environment. The electrodes were subjected to 10 million biphasic pulses (39.5 μC/cm2) to measure their stability under electrical stress. Their biosensing capabilities were evaluated in different concentrations of dopamine in phosphate buffered saline solution. Raman spectroscopy and x-ray photoelectron spectroscopy analysis show that the atomic percentage of graphitic carbon in the manufactured electrodes reaches the remarkable value of 75%. Results prove that the infrared nanosecond laser yields activated graphite electrodes that are conductive, non-cytotoxic and electrochemically inert. Their comprehensive assessment indicates that our laser-induced carbon electrodes are suitable for future transfer into in vivo studies, including neural recordings, stimulation and neurotransmitters detection.
