Project description:In this data article, optical properties and impedance spectroscopy analyses were applied for the 5 μm-height pillar Si solar cells to analyzed the insight of the Si geometric effect (Yadav et al., 2017) [1]. The surface reflectance data measured for all Si pillar samples (Fixed height of 5 μm with varying width and period. Geometric features of Si pillars are summarized in Table 1) are presented. Statistical data after analysis are summarized in the table, to profile the integrated reflectance quantitatively. Impedance spectroscopy analyses of all the samples were performed to demonstrate the bias-dependent space charge region. Mott-Schottky investigation shows the enhancement of built-in potential values due to the pillar structures.

Project description:Transparent solar cells (TSCs) are emerging devices that combine the advantages of visible transparency and light-to-electricity conversion. Currently, existing TSCs are based predominantly on organics, dyes, and perovskites; however, the rigidity and color-tinted transparent nature of those devices strongly limit the utility of the resulting TSCs for real-world applications. Here, we demonstrate a flexible, color-neutral, and high-efficiency TSC based on a freestanding form of n-silicon microwires (SiMWs). Flat-tip SiMWs with controllable spacing are fabricated via deep-reactive ion etching and embedded in a freestanding transparent polymer matrix. The light transmittance can be tuned from ~10 to 55% by adjusting the spacing between the microwires. For TSCs, a heterojunction is formed with a p-type polymer in the top portion of the n-type flat-tip SiMWs. Ohmic contact with an indium-doped ZnO film occurs at the bottom, and the side surface has an Al2O3 passivation layer. Furthermore, slanted-tip SiMWs are developed by a novel solvent-assisted wet etching method to manipulate light absorption. Finite-difference time-domain simulation revealed that the reflected light from slanted-tip SiMWs helps light-matter interactions in adjacent microwires. The TSC based on the slanted-tip SiMWs demonstrates 8% efficiency at a visible transparency of 10% with flexibility. This efficiency is the highest among Si-based TSCs and comparable with that of state-of-the-art neutral-color TSCs based on organic-inorganic hybrid perovskite and organics. Moreover, unlike others, the stretchable and transparent platform in this study is promising for future TSCs.

Project description:The photovoltaic effect in the anodic formation of silicon dioxide (SiO2) on porous silicon (PS) surfaces was investigated toward developing a potential passivation technique to achieve high efficiency nanostructured Si solar cells. The PS layers were prepared by electrochemical anodization in hydrofluoric acid (HF) containing electrolyte. An anodic SiO2 layer was formed on the PS surface via a bottom-up anodization mechanism in HCl/H2O solution at room temperature. The thickness of the oxide layer for surface passivation was precisely controlled by adjusting the anodizing current density and the passivation time, for optimal oxidation on the PS layer while maintaining its original nanostructure. HRTEM characterization of the microstructure of the PS layer confirms an atomic lattice matching at the PS/Si interface. The dependence of photovoltaic performance, series resistance, and shunt resistance on passivation time was examined. Due to sufficient passivation on the PS surface, a sample with anodization duration of 30 s achieved the best conversion efficiency of 10.7%. The external quantum efficiency (EQE) and internal quantum efficiency (IQE) indicate a significant decrease in reflectivity due to the PS anti-reflection property and indicate superior performance due to SiO2 surface passivation. In conclusion, the surface of PS solar cells could be successfully passivated by electrochemical anodization.

Project description:In this data article, we present the influences of the solvent, concentration, and spin rates of 3,9-bis(2-methylene-(3-(1,1-dicyanomethylene)-indanone))-5,5,11,11-tetrakis(4-hexylphenyl)-dithieno[2,3-d:2',3'-d']-s-indaceno[1,2-b:5,6-b']dithiophene) (ITIC) material on the performances of perovskite solar cells (PSCs). The device parameters such as open-circuit voltage (Voc), short circuit current (Jsc), fill factor (FF), and power conversion efficiency (PCE) were measured with Keithley 2400 source meter unit under 100 mW/cm2 (AM 1.5 G). The data in this article describe the optimization of ITIC-based PSCs and are directly related to our research article "Non-fullerene-based small molecules as an efficient n-type electron transporting layers in inverted organic-inorganic halide perovskite solar cells" (Noh et al., Submitted for publication) [1].

Project description:Recently, silicon single nanowire solar cells (SNSCs) serving as the sustainable self-power sources have been integrated into optoelectronic nanodevices under the driver of technology and economy. However, conventional SNSC cannot provide the minimum energy consumption for the operation of nanodevices due to its low power conversion efficiency (PCE). Here, we propose an innovative approach to combine the n-type silicon nanowires (SiNWs) with p-type poly(3,4-ethylthiophene):poly(styrenesulfonate) (PEDOT:PSS) to form the p + n heterojunction, which shows superior opto-electric performances. Besides, PEDOT:PSS also acts as a natural anti-reflection coating (ARC) with an excellent light-trapping capability, especially in the short-wavelength range. Importantly, the photovoltaic performances of Si/PEDOT:PSS SNSC can be well maintained even in large surface recombination velocity, due to the efficient field-effect passivation of PEDOT:PSS. The minority carrier concentration at outer surface of shallow p + n heterojunction is greatly reduced by the electric field, drastically suppressing the surface recombination compared to the conventional p-i-n homojunction SNSC. Furthermore, larger junction area of p + n heterojunction facilitates the separation of photo-generated charge carriers. These results demonstrate that the Si/PEDOT:PSS SNSC is a promising alternative for micro power application.

Project description:Photovoltaic energy systems in urban situations need to achieve both high electricity production and high capacity in restricted installation areas. To maximize power output, solar-tracking systems tilt solar arrays to track the sun's position, and typically flat modules are used to maximize the cross-sectional area. Such tracking systems are complex and expensive, and flat modules cannot utilize omnidirectional incident light. For solar systems in urban environments, we have developed two-dimensional (2D) or three-dimensional (3D) tessellated solar-cell modules that use shape transformation, and combine solar tracking and an arch structure for use in restricted areas. The modules can use scattered and omnidirectional incident light. Simply by attaching shape-memory alloy strips to the surface of the solar panels, the shape of the array can be transformed in response to heat from sunlight. Compared to a perfect solar-tracking system, our simulation results indicate that the modules present a large cross-sectional area perpendicular to the direction of sunlight and provide superior tracking performance, resulting in a 60% increase in electricity production over the course of 1 day. In addition, by using different designs for the tessellation units, dome shaped or other 3D structures are possible, for specific applications and to meet aesthetic requirements.

Project description:Light/matter interaction of low-dimensional silicon (Si) strongly correlated with its geometrical features, which resulted in being highly critical for the practical development of Si-based photovoltaic applications. Yet, orientation modulation together with apt control over the size and spacing of aligned Si nanowire (SiNW) arrays remained rather challenging. Here, we demonstrated that the transition of formed SiNWs with controlled diameters and spacing from the crystallographically preferred <100> to <110> orientation was realized through the facile adjustment of etchant compositions. The underlying mechanism was found to correlate with the competing reactions between the formation and removal of oxide at Ag/Si interfaces that could be readily tailored through the concentration ratio of HF to H2O2. By employing inclined SiNWs for the construction of hybrid solar cells, the improved cell performances compared with conventional vertical-SiNW-based hybrid cells were demonstrated, showing the conversion efficiency of 12.23%, approximately 1.12 times higher than that of vertical-SiNW-based hybrid solar cells. These were numerically and experimentally interpreted by the involvement of excellent light-trapping effects covering the wide-angle light illuminations of inclined SiNWs, which paved the potential design for next-generation optoelectronic devices.

Project description:We demonstrated fabrication of a parabola shaped Si nanostructures of various periods by combined approach of nanosphere lithography and a single step CF4/O2 reactive ion etch (RIE) process. Silica nanosphere monolayers in a hexagonal array were well deposited by a solvent controlled spin coating technique based on binary organic solvents. We showed numerically that a parabolic Si nanostructure of an optimal period among various-shaped nanostructures overcoated with a dielectric layer of a 70?nm thickness provide the most effective antireflection. As the simulation results as a design guide, we fabricated the parabolic Si nanostructures of a 520?nm period and a 300?nm height exhibiting the lowest weighted reflectance of 2.75%. With incorporation of such parabolic Si nanostructures, a damage removal process for 20?sec and SiNx antireflection coating of a 70?nm thickness, the efficiency of solar cells increased to 17.2% while that of the planar cells without the nanostructures exhibited 16.2%. The efficiency enhancement of the cell with the Si nanostructures was attributed to the improved photocurrents arising from the broad spectral antireflection which was confirmed by the external quantum efficiency (EQE) measurements.

Project description:We investigated hybrid inorganic-organic solar cells combining monocrystalline n-type silicon (n-Si) and a highly conductive polymer poly(3,4-ethylenedioxythiophene)-poly(styrene sulfonate) (PedotPSS). The build-in potential, photo- and dark saturation current at this hybrid interface are monitored for varying n-Si doping concentrations. We corroborate that a high build-in potential forms at the hybrid junction leading to strong inversion of the n-Si surface. By extracting work function and valence band edge of the polymer from ultraviolet photoelectron spectroscopy, a band diagram of the hybrid n-Si/PedotPSS heterojunction is presented. The current-voltage characteristics were analyzed using Schottky and abrupt pn-junction models. The magnitude as well as the dependence of dark saturation current on n-Si doping concentration proves that the transport is governed by diffusion of minority charge carriers in the n-Si and not by thermionic emission of majorities over a Schottky barrier. This leads to a comprehensive explanation of the high observed open-circuit voltages of up to 634 mV connected to high conversion efficiency of almost 14%, even for simple planar device structures without antireflection coating or optimized contacts. The presented work clearly shows thatPedotPSS forms a hybrid heterojunction with n-Si behaving similar to a conventional pn-junction and not, like commonly assumed, a Schottky junction.

Project description:Sub-wavelength plasmonic light trapping nanostructures are promising candidates for achieving enhanced broadband absorption in ultra-thin silicon (Si) solar cells. In this work, we use finite-difference time-domain (FDTD) simulations to demonstrate the light harvesting properties of periodic and parabola shaped Si nanostructures, decorated with metallic gold (Au) nanoparticles (NPs). The active medium of absorption is a 2 μm thick crystalline-silicon (c-Si), on top of which the parabolic nanotextures couple incident sunlight into guided modes. The parabola shape provides a graded refractive index profile and high diffraction efficiencies at higher order modes leading to excellent antireflection effects. The Au NPs scatter light into the Si layer and offer strong localized surface plasmon resonance (LSPR) resulting in broadband absorption with high conversion efficiency. For wavelengths (λ) ranging between 300 nm and 1600 nm, the structure is optimized for maximum absorption by adjusting the geometry and periodicity of the nanostructures and the size of the Au NPs. For parabola coated with 40 nm Au NPs, the average absorption enhancements are 7% (between λ = 300 nm and 1600 nm) and 28% (between λ = 800 nm and 1600 nm) when compared with bare parabola. Furthermore, device simulations show that the proposed solar cell can achieve a power conversion efficiency (PCE) as high as 21.39%, paving the way for the next generation of highly efficient, ultra-thin and low-cost Si solar cells.
