A carbon nanotube-graphene nanoribbon seamless junction transistor.

ABSTRACT: The nature and type of intramolecular junctions are very important for nanoelectronics. Here, a new way of fabricating seamless junctions between carbon nanotubes and graphene nanoribbons (GNRs) is demonstrated. Dielectrophoretically aligned multi-walled carbon nanotubes (CNTs) across metal electrodes are etched with an Ar ion beam at low pressure. We show that grounding of metal electrodes plays an important role in the etching of CNTs in contact with the metal electrodes. If electrodes are grounded, that portion of the CNT doesn't get etched due to the discharge of ions through the ground, and CNT to GNR conversion occurs in the gap region between the metal electrodes. Thus produced GNRs have a large aspect ratio of ∼90, and Raman spectroscopy analysis shows that the distance between the defects is ∼65 nm. The CNT-GNR-CNT seamless junctions are ohmic in nature and the transistor shows a current on/off ratio of 27 with a hole mobility of 350 cm² V^-1 s^-1.

Graphene as a functional layer for semiconducting carbon nanotube transistor sensors.

Project description:Single-walled carbon nanotubes (SWCNTs) hold vast potential for future electronic devices due to their outstanding properties, however covalent functionalization often destroys the intrinsic properties of SWCNTs, thus limiting their full potential. Here, we demonstrate the fabrication of a functionalized graphene/semiconducting SWCNT (T@fG) heterostructured thin film transistor as a chemical sensor. In this structural configuration, graphene acts as an atom-thick, impermeable layer that can be covalently functionalized via facile diazonium chemistry to afford a high density of surface functional groups while protecting the underlying SWCNT network from chemical modification, even during a covalent chemical reaction. As a result, the highly functionalized carbon-based hybrid structure exhibits excellent transistor properties with a carrier mobility and ON/OFF ratio as high as 64 cm2/Vs and 5400, respectively. To demonstrate its use in potential applications, T@fG thin films were fabricated as aqueous ammonium sensors exhibiting a detection limit of 0.25 μM in a millimolar ionic strength solution, which is comparable with state-of-the-art aqueous ammonium nanosensors.

Tunable growth of one-dimensional graphitic materials: graphene nanoribbons, carbon nanotubes, and nanoribbon/nanotube junctions.

Project description:Graphene nanoribbons (GNRs) and carbon nanotubes (CNTs), two representative one-dimensional (1D) graphitic materials, have attracted tremendous research interests due to their promising applications for future high-performance nanoelectronics. Although various methods have been developed for fabrication of GNRs or CNTs, a unified method allowing controllable synthesis of both of them, as well as their heterojunctions, which could largely benefit their nano-electronic applications, is still lacking. Here, we report on a generic growth of 1D carbon using nanoparticles catalyzed chemical vapor deposition (CVD) on atomically flat hexagonal boron nitride (h-BN) substrates. Relative ratio of the yielded GNRs and CNTs is able to be arbitrarily tuned by varying the growth temperature or feeding gas pressures. The tunability of the generic growth is quantitatively explained by a competing nucleation theory: nucleation into either GNRs or CNTs by the catalysts is determined by the free energy of their formation, which is controlled by the growth conditions. Under the guidance of the theory, we further realized growth of GNR/CNT intramolecular junctions through changing H2 partial pressure during a single growth process. Our study provides not only a universal and controllable method for growing 1D carbon nanostructures, but also a deep understanding of their growth mechanism, which would largely benefit future carbon-based electronics and optoelectronics.

Carbon Nanotube versus Graphene Nanoribbon: Impact of Nanofiller Geometry on Electromagnetic Interference Shielding of Polyvinylidene Fluoride Nanocomposites.

Project description:The similar molecular structure but different geometries of the carbon nanotube (CNT) and graphene nanoribbon (GNR) create a genuine opportunity to assess the impact of nanofiller geometry (tube vs. ribbon) on the electromagnetic interference (EMI) shielding of polymer nanocomposites. In this regard, GNR and its parent CNT were melt mixed with a polyvinylidene fluoride (PVDF) matrix using a miniature melt mixer at various nanofiller loadings, i.e., 0.3, 0.5, 1.0 and 2.0 wt%, and then compression molded. Molecular simulations showed that CNT would have a better interaction with the PVDF matrix in any configuration. Rheological results validated that CNTs feature a far stronger network (mechanical interlocking) than GNRs. Despite lower powder conductivity and a comparable dispersion state, it was interestingly observed that CNT nanocomposites indicated a highly superior electrical conductivity and EMI shielding at higher nanofiller loadings. For instance, at 2.0 wt%, CNT/PVDF nanocomposites showed an electrical conductivity of 0.77 S·m-1 and an EMI shielding effectiveness of 11.60 dB, which are eight orders of magnitude and twofold higher than their GNR counterparts, respectively. This observation was attributed to their superior conductive network formation and the interlocking ability of the tubular nanostructure to the ribbon-like nanostructure, verified by molecular simulations and rheological assays.

A Carbon Nanotube Transistor Based on Buried-Gate Structure.

Project description:From the discovery of carbon nanotubes to the ability to prepare high-purity semiconductor carbon nanotubes in large quantities, the large-scale fabrication of carbon nanotube transistors (CNT) will become possible. In this paper, a carbon nanotube transistor featuring a buried-gate structure, employing an etching process to optimize the surface flatness of the device and enhance its performance, is presented. This CNT thin-film transistor has a current switching ratio of 104, a threshold voltage of around 1 V, and a mobility that can reach 6.95 cm2/V·s, indicating excellent electrical performance. The device achieves operational targets at low voltage, facilitating the development of small and portable electronic devices.

CMOS-based carbon nanotube pass-transistor logic integrated circuits.

Project description:Field-effect transistors based on carbon nanotubes have been shown to be faster and less energy consuming than their silicon counterparts. However, ensuring these advantages are maintained for integrated circuits is a challenge. Here we demonstrate that a significant reduction in the use of field-effect transistors can be achieved by constructing carbon nanotube-based integrated circuits based on a pass-transistor logic configuration, rather than a complementary metal-oxide semiconductor configuration. Logic gates are constructed on individual carbon nanotubes via a doping-free approach and with a single power supply at voltages as low as 0.4?V. The pass-transistor logic configurarion provides a significant simplification of the carbon nanotube-based circuit design, a higher potential circuit speed and a significant reduction in power consumption. In particular, a full adder, which requires a total of 28 field-effect transistors to construct in the usual complementary metal-oxide semiconductor circuit, uses only three pairs of n- and p-field-effect transistors in the pass-transistor logic configuration.

Analysis of contact resistance in single-walled carbon nanotube channel and graphene electrodes in a thin film transistor.

Project description:In this work, we present the experimental investigation on the contact resistance of graphene/single-walled carbon nanotube (SWCNT) junction using transfer length method with the simple equivalent circuit model. We find that p-n like junctions are formed in graphene/SWCNT transistors, and the contact resistance in the junction is observed to be ~ 494 and ~ 617 kΩ in case of metallic SWCNT (m-SWCNT) and semiconducting SWCNT (s-SWCNT), respectively. In addition, the contact resistance increases from 617 to 2316 kΩ as Vg increases from - 30 to - 10 V. Through our study, high carrier density induced from doping in both graphene and SWCNT leads to low contact resistance. This development of contact engineering, namely modulation of carrier density in the junction and contact length (Lcon) scaling shows the potential for all-carbon based electronics.

Crossover point of the field effect transistor and interconnect applications in turbostratic multilayer graphene nanoribbon channel.

Project description:The electrical transport properties of a turbostratic multilayer graphene nanoribbon (GNR) with various number of layers (1-8 layers) were investigated using a field effect transistor with a single GNR channel. In the turbostratic multilayer GNR with 5 layers or less, the carrier mobility and Ion/Ioff ratio in the FETs were improved by slightly increasing the conductance with increasing the number of layers, meaning that the excellent semiconducting characteristic. The improvement of the carrier transport properties promotes by the turbostratic stacking structure. In the turbostratic multilayer GNR with 6 layers or more, although the Ion/Ioff ratio degraded, the conductance extremely improved with increasing the number of layers. This indicates that the turbostratic multilayer GNR with thicker number of layers becomes the significantly lower resistivity wire as a metallic characteristic. We revealed that the crossover point of the physical properties between the semiconducting and metallic characteristics is determined by the strength to screen the surrounding environment effects such as charged impurity on the substrate. Our comprehensive investigation provides a design guidance for the various electrical device applications of GNR materials.

Copper sulfide nanoribbon growth triggered by carbon nanotube aggregation <i>via</i> dialysis.

Project description:The growth of copper sulfide (Cu x S) nanoribbons, a class of Cu x S nanomaterials, was achieved by the aggregation of single-walled carbon nanotubes (SWCNTs) via a dialysis process. The obtained nanoribbon structure and its constituent elements on a film of SWCNT aggregates were confirmed by transmission electron microscopy (TEM) and scanning transmittance electron microscopy-energy dispersive X-ray spectroscopy. The subsequently obtained TEM images and Raman spectra revealed that nucleus synthesis and subsequent growth of Cu x S nanoribbons occurred during the aggregation of SWCNTs. The growth procedure described in this work provides an approach for the wet chemical synthesis of metal sulfide nanomaterials.

Data for quantum phonon transport in strained carbon atomic chains bridging graphene and graphene nanoribbon electrodes.

Project description:The data presented in this article are related to "Odd-even phonon transport effects in strained carbon atomic chains bridging graphene nanoribbon electrodes" (Kim et al., 2019). To provide the information that can be utilized in reproducing our results, we provide the fully optimized graphene nanoribbon (GNR)-carbon chain (CC)-GNR junction atomic configurations at different strain values, the computational setting for quantum phonon transport calculations, and several computational data that were not included in the main manuscript. Data on graphene-CC-graphene junctions are additionally presented.

Molecular Graphene Nanoribbon Junctions.

Project description:One of the challenges for the realization of molecular electronics is the design of nanoscale molecular wires displaying long-range charge transport. Graphene nanoribbons are an attractive platform for the development of molecular wires with long-range conductance owing to their unique electrical properties. Despite their potential, the charge transport properties of single nanoribbons remain underexplored. Herein, we report a synthetic approach to prepare N-doped pyrene-pyrazinoquinoxaline molecular graphene nanoribbons terminated with diamino anchoring groups at each end. These terminal groups allow for the formation of stable molecular graphene nanoribbon junctions between two metal electrodes that were investigated by scanning tunneling microscope-based break-junction measurements. The experimental and computational results provide evidence of long-range tunneling charge transport in these systems characterized by a shallow conductance length dependence and electron tunneling through >6 nm molecular backbone.
