Analysis of contact resistance in single-walled carbon nanotube channel and graphene electrodes in a thin film transistor.

ABSTRACT: In this work, we present the experimental investigation on the contact resistance of graphene/single-walled carbon nanotube (SWCNT) junction using transfer length method with the simple equivalent circuit model. We find that p-n like junctions are formed in graphene/SWCNT transistors, and the contact resistance in the junction is observed to be ~ 494 and ~ 617 kΩ in case of metallic SWCNT (m-SWCNT) and semiconducting SWCNT (s-SWCNT), respectively. In addition, the contact resistance increases from 617 to 2316 kΩ as Vg increases from - 30 to - 10 V. Through our study, high carrier density induced from doping in both graphene and SWCNT leads to low contact resistance. This development of contact engineering, namely modulation of carrier density in the junction and contact length (Lcon) scaling shows the potential for all-carbon based electronics.

Project description:Printing electronics has become increasingly prominent in the field of electronic engineering because this method is highly efficient at producing flexible, low-cost and large-scale thin-film transistors. However, TFTs are typically constructed with rigid insulating layers consisting of oxides and nitrides that are brittle and require high processing temperatures, which can cause a number of problems when used in printed flexible TFTs. In this study, we address these issues and demonstrate a method of producing inkjet-printed TFTs that include an ultra-thin polymeric dielectric layer produced by initiated chemical vapor deposition (iCVD) at room temperature and highly purified 99.9% semiconducting carbon nanotubes. Our integrated approach enables the production of flexible logic circuits consisting of CNT-TFTs on a polyethersulfone (PES) substrate that have a high mobility (up to 9.76?cm(2) V(-1) sec(-)1), a low operating voltage (less than 4?V), a high current on/off ratio (3?×?10(4)), and a total device yield of 90%. Thus, it should be emphasized that this study delineates a guideline for the feasibility of producing flexible CNT-TFT logic circuits with high performance based on a low-cost and simple fabrication process.

Conformally Gated Surface Conducting Behaviors of Single-Walled Carbon Nanotube Thin-Film-Transistors.

Project description:Semiconducting single-walled carbon nanotubes (s-SWCNTs) have gathered significant interest in various emerging electronics due to their outstanding electrical and mechanical properties. Although large-area and low-cost fabrication of s-SWCNT field effect transistors (FETs) can be easily achieved via solution processing, the electrical performance of the solution-based s-SWCNT FETs is often limited by the charge transport in the s-SWCNT networks and interface between the s-SWCNT and the dielectrics depending on both s-SWCNT solution synthesis and device architecture. Here, we investigate the surface and interfacial electro-chemical behaviors of s-SWCNTs. In addition, we propose a cost-effective and straightforward process capable of minimizing polymers bound to s-SWCNT surfaces acting as an interfering element for the charge carrier transport via a heat-assisted purification (HAP). With the HAP treated s-SWCNTs, we introduced conformal dielectric configuration for s-SWCNT FETs, which are explored by a carefully designed wide array of electrical and chemical characterizations with finite-element analysis (FEA) computer simulation. For more favorable gate-field-induced surface and interfacial behaviors of s-SWCNT, we implemented conformally gated highly capacitive s-SWCNT FETs with ion-gel dielectrics, demonstrating field-effect mobility of ~8.19 cm2/V⋅s and on/off current ratio of ~105 along with negligible hysteresis.

Controllable etching-induced contact enhancement for high-performance carbon nanotube thin-film transistors.

Project description:Semiconducting single-walled carbon nanotubes (s-SWNTs) show great promises in advanced electronics. However, contact resistance between the nanotubes and metal electrode has long been a bottleneck to the development of s-SWNTs in high-performance electronic devices. Here we demonstrate a simple and controllable strategy for enhancing the electrode contact and therefore the performance of s-SWNT thin film transistors by plasma etching treatment, which effectively removes the polymer residues, including the photoresist and the conjugated molecules, adsorbed on the surface of s-SWNTs. As a result, the contact resistance is reduced by 3 times and the carrier mobility rises by up to 70%. Our method is compatible with current silicon semiconductor processing technology, making it a viable effective approach to large-scale application of s-SWNTs in the electronics industry.

A carbon nanotube-graphene nanoribbon seamless junction transistor.

Project description:The nature and type of intramolecular junctions are very important for nanoelectronics. Here, a new way of fabricating seamless junctions between carbon nanotubes and graphene nanoribbons (GNRs) is demonstrated. Dielectrophoretically aligned multi-walled carbon nanotubes (CNTs) across metal electrodes are etched with an Ar ion beam at low pressure. We show that grounding of metal electrodes plays an important role in the etching of CNTs in contact with the metal electrodes. If electrodes are grounded, that portion of the CNT doesn't get etched due to the discharge of ions through the ground, and CNT to GNR conversion occurs in the gap region between the metal electrodes. Thus produced GNRs have a large aspect ratio of ∼90, and Raman spectroscopy analysis shows that the distance between the defects is ∼65 nm. The CNT-GNR-CNT seamless junctions are ohmic in nature and the transistor shows a current on/off ratio of 27 with a hole mobility of 350 cm2 V-1 s-1.

Metal-electrode-free Window-like Organic Solar Cells with p-Doped Carbon Nanotube Thin-film Electrodes.

Project description:Organic solar cells are flexible and inexpensive, and expected to have a wide range of applications. Many transparent organic solar cells have been reported and their success hinges on full transparency and high power conversion efficiency. Recently, carbon nanotubes and graphene, which meet these criteria, have been used in transparent conductive electrodes. However, their use in top electrodes has been limited by mechanical difficulties in fabrication and doping. Here, expensive metal top electrodes were replaced with high-performance, easy-to-transfer, aerosol-synthesized carbon nanotubes to produce transparent organic solar cells. The carbon nanotubes were p-doped by two new methods: HNO3 doping via 'sandwich transfer', and MoOx thermal doping via 'bridge transfer'. Although both of the doping methods improved the performance of the carbon nanotubes and the photovoltaic performance of devices, sandwich transfer, which gave a 4.1% power conversion efficiency, was slightly more effective than bridge transfer, which produced a power conversion efficiency of 3.4%. Applying a thinner carbon nanotube film with 90% transparency decreased the efficiency to 3.7%, which was still high. Overall, the transparent solar cells had an efficiency of around 50% that of non-transparent metal-based solar cells (7.8%).

Direct Synthesis of Colorful Single-Walled Carbon Nanotube Thin Films.

Project description:In floating catalyst chemical vapor deposition (FC-CVD), tuning chirality distribution and obtaining narrow chirality distribution of single-walled carbon nanotubes (SWCNTs) is challenging. Herein, by introducing various amount of CO2 in FC-CVD using CO as a carbon source, we have succeeded in directly synthesizing SWCNT films with tunable chirality distribution as well as tunable colors. In particular, with 0.25 and 0.37 volume percent of CO2, the SWCNT films display green and brown colors, respectively. We ascribed various colors to suitable diameter and narrow chirality distribution of SWCNTs. Additionally, by optimizing reactor temperature, we achieved much narrower ( n, m) distribution clustered around (11,9) with extremely narrow diameter range (>98% between 1.2 and 1.5 nm). We propose that CO2 may affect CO disproportionation and nucleation modes of SWCNTs, resulting in SWCNTs' various diameter ranges. Our work could provide a new route for high-yield and direct synthesis of SWCNTs with narrow chirality distribution and offer potential applications in electronics, such as touch sensors or transistors.

An Aqueous Process for Preparing Flexible Transparent Electrodes Using Non-Oxidized Graphene/Single-Walled Carbon Nanotube Hybrid Solution.

Project description:In this study, we prepared flexible and transparent hybrid electrodes based on an aqueous solution of non-oxidized graphene and single-walled carbon nanotubes. We used a simple halogen intercalation method to obtain high-quality graphene flakes without a redox process and prepared hybrid films using aqueous solutions of graphene, single-walled carbon nanotubes, and sodium dodecyl sulfate surfactant. The hybrid films showed excellent electrode properties, such as an optical transmittance of ≥90%, a sheet resistance of ~3.5 kΩ/sq., a flexibility of up to ε = 3.6% ((R) = 1.4 mm), and a high mechanical stability, even after 103 bending cycles at ε = 2.0% ((R) = 2.5 mm). Using the hybrid electrodes, thin-film transistors (TFTs) were fabricated, which exhibited an electron mobility of ~6.7 cm2 V-1 s-1, a current on-off ratio of ~1.04 × 107, and a subthreshold voltage of ~0.122 V/decade. These electrical properties are comparable with those of TFTs fabricated using Al electrodes. This suggests the possibility of customizing flexible transparent electrodes within a carbon nanomaterial system.

Facile Fabrication of Single-Walled Carbon Nanotube/Anatase Composite Thin Film on Quartz Glass Substrate for Translucent Conductive Photoelectrode.

Project description:A single-walled carbon nanotube/anatase (SWCNT/anatase) composite thin film with a transmittance of over 70% in the visible-light region was fabricated on a quartz glass substrate by heat treating a precursor film at 500 °C in air. The precursor film was formed by spin coating a mixed solution of the titania molecular precursor and well-dispersed SWCNTs (0.075 mass%) in ethanol. The anatase crystals and Ti3+ ions in the composite thin films were determined by X-ray diffraction and X-ray photoelectron spectroscopy, respectively. The effect of the heating process on the SWCNTs was analyzed using Raman spectroscopy. The composite film showed an even surface with a scratch resistance of 4H pencil hardness, as observed using field-emission scanning electron microscopy and atomic force microscopy. The electrical resistivity and optical bandgap energy of the composite thin film with a thickness of 100 nm were 6.6 × 10-2 Ω cm and 3.4 eV, respectively, when the SWCNT content in the composite thin film was 2.9 mass%. An anodic photocurrent density of 4.2 μA cm-2 was observed under ultraviolet light irradiation (16 mW cm-2 at 365 nm) onto the composite thin film, thus showing excellent properties as a photoelectrode without conductive substrates.

Graphene as a functional layer for semiconducting carbon nanotube transistor sensors.

Project description:Single-walled carbon nanotubes (SWCNTs) hold vast potential for future electronic devices due to their outstanding properties, however covalent functionalization often destroys the intrinsic properties of SWCNTs, thus limiting their full potential. Here, we demonstrate the fabrication of a functionalized graphene/semiconducting SWCNT (T@fG) heterostructured thin film transistor as a chemical sensor. In this structural configuration, graphene acts as an atom-thick, impermeable layer that can be covalently functionalized via facile diazonium chemistry to afford a high density of surface functional groups while protecting the underlying SWCNT network from chemical modification, even during a covalent chemical reaction. As a result, the highly functionalized carbon-based hybrid structure exhibits excellent transistor properties with a carrier mobility and ON/OFF ratio as high as 64 cm2/Vs and 5400, respectively. To demonstrate its use in potential applications, T@fG thin films were fabricated as aqueous ammonium sensors exhibiting a detection limit of 0.25 μM in a millimolar ionic strength solution, which is comparable with state-of-the-art aqueous ammonium nanosensors.

Wafer-Scale Thermophoretic Dry Deposition of Single-Walled Carbon Nanotube Thin Films.

Project description:We report the direct and dry deposition of transparent conducting films (TCFs) of aerosol-synthesized single-walled carbon nanotubes (SWNTs) using a thermophoretic precipitator (TP) designed for the uniform and efficient deposition of aerosol-synthesized nanomaterials on 50 mm wafers or similarly sized polymer substrates. The optical and electrical performance of the fabricated TCFs match or surpass the published results achieved using a filter-based collection of aerosol-synthesized SWNTs, and TCFs with sheet resistances of 60 Ω/sq. at 87.8% transmittance and 199 Ω/sq. at 96% transmittance on flexible polymer substrates are demonstrated. The precipitator design is immediately applicable in roll-to-roll fabrication of SWNT TCFs or other functional coatings of aerosol-synthesized nanomaterials.
